Exciton coherence propagation measured with non-local four-wave mixing micro-spectroscopy

Coherence transfer is a multi-disciplinary topic of interest, including chemistry, biology and physics. In quantum technologies, achieving non-local coherent coupling between solid-state qubits is of the utmost importance. Here, we demonstrate that excitons - i.e. electron-hole pairs bound by the Coulomb force within a quantum well - can act as a medium for mesoscopic optical coherence transfer in semiconductors. To this end, we use a femtosecond laser pulse to resonantly generate excitons within the light cone. These excitons can then either recombine radiatively or scatter out of the light cone, gaining an in-plane momentum in the process. In samples without disorder, such as the CdTe quantum wells used here, the resulting fast excitons can diffuse over mesoscopic distances before recombining radiatively. Using coherent nonlinear micro-spectroscopy, we carry out exciton time-of-flight measurements. Specifically, we monitor the spatio-temporal propagation of launched exciton wave packets, selectively observing their coherence or density on a scale of up to 10$\,μ$m. Our proof-of-principle experiment demonstrates that free excitons inherit a phase modulation from the optical pulsed excitation and can generate coherent links within excitonic circuits, offerring a higher level of miniaturisation and compactness than photonic or polaritonic architectures.

The effect of dielectric environment on the brightening of neutral and charged dark excitons in WSe$_2$ monolayer

The dielectric environment of atomically-thin monolayer (ML) of semiconducting transition metal dichalcogenides affects both the electronic band gap and the excitonic binding energy in the ML. We investigate the effect of the environment on the in-plane magnetic field brightening of neutral and charged dark exciton emissions in the WSe$_2$ ML. The monolayers placed in three dielectric environments are studied, in particular, the ML encapsulated in hexagonal BN (hBN) flakes, the ML deposited on a hBN layer, and the ML embedded between the hBN flake and SiO$_2$/Si substrate. We observe that the brightening rates of the neutral and charged dark excitons depend on the dielectric environment, which may be related to the variation of the level of carrier concentration in the ML. Moreover, the surrounding media, characterized by different dielectric constants, influences weakly the relative energies of the neutral and charged dark excitons in reference to the bright ones.

Dark trions govern the temperature-dependent optical absorption and emission of doped atomically thin semiconductors

We perform absorption and photoluminescence spectroscopy of trions in hBN-encapsulated WSe$_2$, WS$_2$, MoSe$_2$, and MoS$_2$ monolayers, depending on temperature. The different trends for W- and Mo-based materials are excellently reproduced considering a Fermi-Dirac distribution of bright and dark trions. We find a dark trion, $\rm{X_D^-}$ 19 meV $\textit{below}$ the lowest bright trion, $\rm{X}_1^-$ in WSe$_2$ and WS$_2$. In MoSe$_2$, $\rm{X_D^-}$ lies 6 meV $\textit{above}$ $\rm{X}_1^-$, while $\rm{X_D^-}$ and $\rm{X}_1^-$ almost coincide in MoS$_2$. Our results agree with GW-BSE $\textit{ab-initio}$ calculations and quantitatively explain the optical response of doped monolayers with temperature.

Fine structure of negatively charged and neutral excitons in monolayer MoS$_{2}$

We present experimental and theoretical results on the high-quality single-layer MoS$_{2}$ which reveal the fine structure of charged excitons, i.e., trions. In the emission spectra we resolve and identify two trion peaks, T$_{1}$ and T$_{2}$, resembling the pair of singlet and triplet trion peaks (T$_S$ and T$_{T}$) in tungsten-based materials. However, in polarization-dependent photoluminescence measurements we identify these peaks as novel intra- and inter-valley singlet trions, constituting the trion fine structure distinct from that already known in bright and dark 2D materials with large conduction-band splitting induced by the spin-orbit coupling. We show that the trion energy splitting in MoS$_{2}$ is a sensitive probe of inter- and intra-valley carrier interaction. With additional support from theory we claim that the existence of these singlet trions combined with an anomalous excitonic g-factor and the characteristic temperature dependence of the emission spectra together suggest that monolayer MoS$_{2}$ has a dark excitonic ground state, despite having "bright" single-particle arrangement of spin-polarized conduction bands.

Magnetoelastic interaction in the two-dimensional magnetic material MnPS$_3$ studied by first principles calculations and Raman experiments

We report experimental and theoretical studies on the magnetoelastic interactions in MnPS$_3$. Raman scattering response measured as a function of temperature shows a blue shift of the Raman active modes at 120.2 and 155.1 cm$^{-1}$, when the temperature is raised across the antiferromagnetic-paramagnetic transition. Density functional theory (DFT) calculations have been performed to estimate the effective exchange interactions and calculate the Raman active phonon modes. The calculations lead to the conclusion that the peculiar behavior with temperature of the two low energy phonon modes can be explained by the symmetry of their corresponding normal coordinates which involve the virtual modification of the super-exchange angles associated with the leading antiferromagnetic (AFM) interactions.

Effect of electron-hole separation on optical properties of individual Cd(Se,Te) Quantum Dots

Cd(Se,Te) Quantum Dots (QD) in ZnSe barrier typically exhibit a very high spectral density, which precludes investigation of single dot photoluminescence. We design, grow and study individual Cd(Se,Te)/ZnSe QDs of low spectral density of emission lines achieved by implementation of a Mn-assisted epitaxial growth. We find an unusually large variation of exciton-biexciton energy difference (3 meV $\leq$ $Δ\mathrm{E_{X-XX}}$ $\leq$ 26 meV) and of exciton radiative recombination rate in the statistics of QDs. We observe a strong correlation between the exciton-biexciton energy difference, exciton recombination rate, splitting between dark and bright exciton, and additionally the exciton fine structure splitting $δ_1$ and Landé factor. Above results indicate that values of the $δ_1$ and of the Landé factor in the studied QDs are dictated primarily by the electron and hole respective spatial shift and wavefunctions overlap, which vary from dot to dot due to a different degree of localization of electrons and holes in, respectively, CdSe and CdTe rich QD regions.

Magnetic-field-induced abrupt spin state transition in a quantum dot containing magnetic ions

We present the results of a comprehensive magneto-optical characterization of single CdTe quantum dots containing a few Mn2+ ions. We find that some quantum dots exhibit an unexpected evolution of excitonic photoluminescence spectrum with the magnetic field. At a certain value of the magnetic field, specific for every quantum dot, each of the broad spectral lines related to the recombination of various excitonic complexes confined inside the dot transforms into a pair of narrow lines split by several meV. We interpret this abrupt change in the character of excitonic emission spectrum as a consequence of a transition from a non-polarized state of the Mn2+ spins in a low field regime to a highly (almost fully) polarized state above the critical magnetic field. Various optical experiments, including polarization-resolved studies, investigation of different excitation regimes and time-resolved measurements corroborate this scenario. However, these measurements indicate also that the observed effect is not related or influenced by the photo-created charge carriers, but it is rather originating from unusual spin configuration in the cluster of Mn2+ ions.

Single-color, in situ photolithography marking of individual CdTe/ZnTe Quantum Dots containing a single Mn2+ ion

A simple, single-color method for permanent marking of the position of individual self-assembled semiconductor Quantum Dots (QDs) at cryogenic temperatures is reported. The method combines in situ photolithography with standard micro-photoluminescence spectroscopy. Its utility is proven by a systematic magnetooptical study of a single CdTe/ZnTe QD containing a Mn2+ ion, where a magnetic field of up to 10 T in two orthogonal, Faraday and Voigt, configurations is applied to the same QD. The presented approach can be applied to a wide range of solid state nanoemitters.

Strong coupling and polariton lasing in Te based microcavities embedding (Cd,Zn)Te quantum wells

We report on properties of an optical microcavity based on (Cd,Zn,Mg)Te layers and embedding (Cd,Zn)Te quantum wells. The key point of the structure design is the lattice matching of the whole structure to MgTe, which eliminates the internal strain and allows one to embed an arbitrary number of unstrained quantum wells in the microcavity. We evidence the strong light-matter coupling regime already for the structure containing a single quantum well. Embedding four unstrained quantum wells results in further enhancement of the exciton-photon coupling and the polariton lasing in the strong coupling regime.

Influence of ZnTe based distributed Bragg reflectors on the yellow range luminescence of self assembled CdTe QDs

The influence of a distributed Bragg reflector composed of ZnTe, MgTe, and MgSe superlattices on photoluminescence of self assembled CdTe quantum dots (QD) emitting in the yellow spectral range is investigated. In the case of QDs grown on a distributed Bragg reflector the photoluminescence intensity is enhanced by more than one order of magnitude, whereas the single QD lines are broadened as compared to the case of QDs grown on a ZnTe buffer. Structural and chemical analysis reveal an unintentional formation of a thin ZnSe layer induced by the growth interruption needed for the deposition of the QDs sheet. Sharp emission lines from individual quantum dots are recovered in the case of a thicker ZnTe layer grown prior to the QDs. This indicates that growth interruptions might be responsible for the QD emission line broadening.

In-plane radiative recombination channel of a dark exciton in self-assembled quantum dots

We demonstrate evidence for a radiative recombination channel of dark excitons in self-assembled quantum dots. This channel is due to a light hole admixture in the excitonic ground state. Its presence was experimentally confirmed by a direct observation of the dark exciton photoluminescence from a cleaved edge of the sample. The polarization resolved measurements revealed that a photon created from the dark exciton recombination is emitted only in the direction perpendicular to the growth axis. Strong correlation between the dark exciton lifetime and the in-plane hole g-factor enabled us to show that the radiative recombination is a dominant decay channel of the dark excitons in CdTe/ZnTe quantum dots.

Carrier dynamics in epitaxial graphene close to the Dirac point

We study the carrier dynamics in epitaxially grown graphene in the range of photon energies from 10 - 250 meV. The experiments complemented by microscopic modeling reveal that the carrier relaxation is significantly slowed down as the photon energy is tuned to values below the optical phonon frequency, however, owing to the presence of hot carriers, optical phonon emission is still the predominant relaxation process. For photon energies about twice the value of the Fermi energy, a transition from pump-induced transmission to pump-induced absorption occurs due to the interplay of interband and intraband processes.

Pronounced Purcell enhancement of spontaneous emission in CdTe/ZnTe quantum dots embedded in micropillar cavities

The coupling of CdTe/ZnTe quantum dot (QD) emission to micropillar cavity eigenmodes in the weak coupling regime is demonstrated. We analyze photoluminescence spectra of QDs embedded in monolithic micropillar cavities based on Bragg mirrors which contain MgSe/ZnTe/MgTe superlattices as low-index material. The pillar emission shows pronounced cavity eigenmodes and their spectral shape is in good agreement with simulations. QD emission in resonance with the cavity mode is shown to be efficiently guided toward the detector and an experimental Purcell enhancement by a factor of 5.7 is determined, confirming theoretical expectations.

Inter-shell exchange interaction in CdTe/ZnTe quantum dots: magneto-photoluminescence of X, X2- and XX-

We present a comprehensive photoluminescence study of exchange interaction in self-assembled CdTe/ZnTe quantum dots. We exploit the presence of multiple charge states in the photoluminescence spectra of single quantum dots to analyze simultaneously fine structure of different excitonic transitions, including recombination of neutral exciton/biexciton, doubly charged negative exciton and negatively charged biexciton. We demonstrate that the fine structure results from electron-hole exchange interaction and that spin Hamiltonians with effective exchange constants $δ_i$ can provide a good description of each transition in magnetic field for Faraday and Voigt field geometry. We determine and discuss values of the effective exchange constants for a large statistics of quantum dots.

Dynamics of Charge Leakage From Self-assembled CdTe Quantum Dots

We study the leakage dynamics of charge stored in an ensemble of CdTe quantum dots embedded in a field-effect structure. Optically excited electrons are stored and read out by a proper time sequence of bias pulses. We monitor the dynamics of electron loss and find that the rate of the leakage is strongly dependent on time, which we attribute to an optically generated electric field related to the stored charge. A rate equation model quantitatively reproduces the results.

Picosecond charge variation of quantum dots under pulsed excitation

We present a spectroscopic study of excitation dynamics in self assembled CdTe/ZnTe quantum dots. Insight into details of kinetics is obtained from the time resolved micro-photoluminescence, single photon correlation and subpicosecond excitation correlation measurements done on single quantum dots. It is shown that the pulsed excitation in energy above the energy gap of the barrier material results in separate capture of electrons and holes. The capture of carriers of different charge take place at different delay from excitation.
