Nonlinear Terahertz Emission in Semiconductor Microcavities

We consider the nonlinear terahertz emission by the system of cavity polaritons in the regime of polariton lasing. To account for the quantum nature of terahertz-polariton coupling we use the Lindblad master equation approach and demonstrate that quantum microcavities reveal rich variety of the nonlinear phenomena in terahertz range, including bistability, short THz pulse generation and THz switching.

Rashba plasmon polaritons in semiconductor heterostructures

We propose a concept of surface plasmon-polariton amplification in the structure comprising interface between dielectric, metal and asymmetric quantum well. Due to the Rashba spin-orbit interaction, mimina of dispersion relation for electrons in conduction band are shifted with respect to the maximum of dispersion dependence for holes in $Γ$-point. When energy and momentum intervals between extrema in dispersion relations of electrons and holes match dispersion relation of plasmons, indirect radiative transition can amplify the plasmons; excitation of leaky modes is forbidden due to the selection rules. Efficiency of the indirect radiative transition is calculated and design of the structure is analysed.

Reduced absorption of light by metallic intra-cavity contacts: Tamm plasmon based laser mode engineering

It was widely accepted that embedding of metallic layers into optoelectronic structures is detrimental to lasing due absorption in metal. However, recently macroscopic optical coherence and lasing was observed in microcavities with intra-cavity single metallic layer. Here we propose the design of the of microcavity-type structure with two intra-cavity metallic layers which could serve as contacts for electrical pumping. The design of optical modes based on utilizing peculiarities of Tamm plasmon provides vanishing absorption due to fixing of the node of electric field of optical mode to metallic layers. Proposed design can be used for fabrication of vertical cavity lasers with intra-cavity metallic contacts.

Bosonic Cascade Laser

We propose a concept of a quantum cascade laser based on transitions of bosonic quasiparticles (excitons and exciton-polaritons) in a parabolic potential trap in a semiconductor microcavity. This laser would emit terahertz radiation due to bosonic stimulation of excitonic transitions. Dynamics of a bosonic cascade is strongly different from the dynamics of a conventional fermionic cascade laser. We show that populations of excitonic ladders are parity-dependent and quantized if the laser operates without an external terahertz cavity.

Double bosonic stimulation of THz emission in a polaritonic cascade laser

We have considered a system of equidistant polaritonic states, interacting with an electromagnetic field of a localized THz cavity mode. An accumulation of photons in a THz cavity mode together with bosonic stimulation of the transition between polariton levels induces intensive radiative scattering of polaritons. The concept of double bosonic stimulation of a radiative transition in a bosonic cascade laser (BCL) is formulated, and the possibility of the use of a BCL for the emission of THz radiation is investigated. The system demonstrates threshold-like behaviour and, above threshold, cascade radiative transitions of polaritons which leads to an increase of quantum efficiency, which can exceed unity. The interaction of polaritons with a reservoir leads to an increase in the threshold pumping rate and a decrease of quantum efficiency.

Electric generation of vortices in an exciton-polariton superfluid

We have theoretically demonstrated the on demand electric generation of vortices in an exciton-polariton superfluid. Electric pulses applied to a horseshoe-shaped metallic mesa, deposited on top of the microcavity, generate a non-cylindrically symmetric solitonic wave in the system. Breakdown of its wavefront at focal points leads to the formation of vortex-antivortex pairs which subsequently propagate in the superfluid. The trajectory of these vortex dipoles can be controlled by applying a voltage to additional electrodes. They can be confined within channels formed by metallic stripes and unbound by a wedged mesa giving birth to grey solitons. Finally single static vortices can be generated using a single metallic plate configuration.

Bragg Polaritons: Strong Coupling and Amplification in an Unfolded Microcavity

Periodic incorporation of quantum wells inside a one--dimensional Bragg structure is shown to enhance coherent coupling of excitons to the electromagnetic Bloch waves. We demonstrate strong coupling of quantum well excitons to photonic crystal Bragg modes at the edge of the photonic bandgap, which gives rise to mixed Bragg polariton eigenstates. The resulting Bragg polariton branches are in good agreement with the theory and allow demonstration of Bragg polariton parametric amplification.

Stimulated emission of terahertz radiation by semiconductor microcavities

We show that planar semiconductor microcavities in the strong coupling regime can be used as sources of stimulated terahertz (THz) radiation. Emitted THz photons would have a frequency of the spliting of the cavity polariton modes. The optical transition between upper and lower polariton branches is allowed due to mixing of the upper polariton state with one of excited exciton states. This transition is stimulated in the polariton laser regime.
