Anomalous Exciton Hall Effect

It is well known that electrically neutral excitons can still be affected by crossed electric and magnetic fields that make them move in a direction perpendicular to both fields. We show that a similar effect appears in the absence of external electric fields, in the case of scattering of an exciton flow by charged impurities in the presence of the external magnetic field. As a result, the exciton flow changes the direction of its propagation that may be described in terms of the Hall conductivity for excitons. We develop a theory of this effect, which we refer to as the anomalous exciton Hall effect, to distinguish it from the exciton Hall effect that arises due to the valley selective exciton transport in transition metal dichalcogenides. According to our estimations, the effect is relatively weak for optically active or bright excitons in conventional GaAs quantum wells, but it becomes significant for optically inactive or dark excitons, because of the difference of the lifetimes. This makes the proposed effect a convenient tool for spatial separation of dark and bright excitons.

Nernst and Ettingshausen effects in the Laughlin geometry

The ideal reversible thermodynamic cycle visualization of the Nernst effect in Laughlin geometry, excluding the kinetic contribution is proposed. The Ettingshausen effect is also treated in the fashion using the reverse cycle. The corresponding values of the off-diagonal thermoelectric coefficients are expressed through the ratio of the entropy budget per magnetic flux. Our approach enlightens the profound thermodynamic origin of the relation between the Nernst effect and magnetization currents.

The Nernst effect in Corbino geometry

We study the manifestation of the Nernst effect in the Corbino disk subjected to the normal external magnetic field and to the radial temperature gradient. The Corbino geometry offers a precious opportunity for the direct measurement of the magnetization currents that are masked by kinetic contributions to the Nernst current in the conventional geometry. The magnetization currents, also referred to as the edge currents, are independent on the conductivity of the sample which is why they can be conveniently described within the thermodynamic approach. They can be related to the Landau thermodynamic potential for an infinite system. We demonstrate that the observable manifestation of this, purely thermodynamic, Nernst effect consists in the strong oscillations of the magnetic field measured in the center of the disk as a function of the external field. The oscillations depend on the temperature difference at the edges of the disk. Dirac fermions and 2D electrons with a parabolic spectrum are characterized by oscillations of different phase and frequency. We predict qualitatively different power dependencies of the magnitude of the Nernst signal on the chemical potential for normal and Dirac carriers.

Spin domains in one-dimensional conservative polariton solitons

We report stable orthogonally polarised domains in high-density polariton solitons propagating in a semiconductor microcavity wire. This effect arises from spin dependent polariton-polariton interactions and pump-induced imbalance of polariton spin populations. The interactions result in an effective magnetic field acting on polariton spin across the soliton profile, leading to the formation of polarisation domains. Our experimental findings are in excellent agreement with theoretical modelling taking into account these effects.

Bunching of numbers in a non-ideal roulette: the key to winning strategies

Chances of a gambler are always lower than chances of a casino in the case of an ideal, mathematically perfect roulette, if the capital of the gambler is limited and the minimum and maximum allowed bets are limited by the casino. However, a realistic roulette is not ideal: the probabilities of realisation of different numbers slightly deviate. Describing this deviation by a statistical distribution with a width δ we find a critical δ that equalizes chances of gambler and casino in the case of a simple strategy of the game: the gambler always puts equal bets to the last N numbers. For up-critical δ the expected return of the roulette becomes positive. We show that the dramatic increase of gambler's chances is a manifestation of bunching of numbers in a non-ideal roulette. We also estimate the critical starting capital needed to ensure the low risk game for an indefinite time.

Datta-and-Das spin transistor controlled by a high-frequency electromagnetic field

We developed the theory of spin dependent transport through a spin-modulator device (so-called Datta-and-Das spin transistor) in the presence of a high-frequency electromagnetic field (dressing field). Solving the Schrödinger problem for dressed electrons, we demonstrated that the field drastically modifies the spin transport. In particular, the dressing field leads to renormalization of spin-orbit coupling constants that varies conductivity of the spin transistor. The present effect paves the way for controlling the spin-polarized electron transport with light in prospective spin-optronic devices.

Influence of magnetic quantum confined Stark effect on the spin lifetime of indirect excitons

We report on the unusual and counter-intuitive behaviour of spin lifetime of excitons in coupled semiconductor quantum wells (CQWs) in the presence of in-plane magnetic field. Instead of conventional acceleration of spin relaxation due to the Larmor precession of electron and hole spins we observe a strong increase of the spin relaxation time at low magnetic fields followed by saturation and decrease at higher fields. We argue that this non-monotonic spin relaxation dynamics is a fingerprint of the magnetic quantum confined Stark effect. In the presence of electric field along the CQW growth axis, an applied magnetic field efficiently suppresses the exciton spin coherence, due to inhomogeneous broadening of the $g$-factor distribution.

Injection of orbital angular momentum and storage of quantized vortices in polariton superfluids

We report the experimental investigation and theoretical modeling of a rotating polariton superfluid relying on an innovative method for the injection of angular momentum. This novel, multi-pump injection method uses four coherent lasers arranged in a square, resonantly creating four polariton populations propagating inwards. The control available over the direction of propagation of the superflows allows injecting a controllable non-quantized amount of optical angular momentum. When the density at the center is low enough to neglect polariton-polariton interactions, optical singularities, associated to an interference pattern, are visible in the phase. In the superfluid regime resulting from the strong nonlinear polariton-polariton interaction, the interference pattern disappears and only vortices with the same sign are persisting in the system. Remarkably the number of vortices inside the superfluid region can be controlled by controlling the angular momentum injected by the pumps.

Light propagation in tunable exciton-polariton one-dimensional photonic crystals

Simulations of propagation of light beams in specially designed multilayer semiconductor structures (one-dimensional photonic crystals) with embedded quantum wells reveal characteristic optical properties of resonant hyperbolic metamaterials. A strong dependence of the refraction angle and the optical beam spread on the exciton radiative lifetime is revealed. We demonstrate the strong negative refraction of light and the control of the group velocity of light by an external bias through its effect upon the exciton radiative properties.

Photon echo transients from an inhomogeneous ensemble of semiconductor quantum dots

An ensemble of quantum dot excitons may be used for coherent information manipulation. Due to the ensemble inhomogeneity any optical information retrieval occurs in form of a photon echo. We show that the inhomogeneity can lead to a significant deviation from the conventional echo timing sequence. Variation of the area of the initial rotation pulse, which generates excitons in a dot sub-ensemble only, reveals this complex picture of photon echo formation. We observe a retarded echo for π/2 pulses, while for 3π/2 the echo is advanced in time as evidenced through monitoring the Rabi oscillations in the time-resolved photon echo amplitude from (In,Ga)As/GaAs self-assembled quantum dot structures and confirmed by detailed calculations.

Spin noise of a polariton laser

We report on experimental study of the exciton-polariton emission (PE) polarization noise below and above the polariton lasing threshold under continuous wave nonresonant excitation. The experiments were performed with a high-Q graded 5λ/2 GaAs/AlGaAs microcavity with three quantum wells in the strong coupling regime. The PE polarization noise substantially exceeded in magnitude the shot noise level and, in the studied frequency range (up to 650 MHz), had a flat spectrum. We have found that the PE polarization noise magnitude dependence on the pump intensity showed specific features that had no analogy in power dependences of the PE intensity and intensity noise. Particularly, the linear polarization fluctuations normalized by the emission intensity showed a remarkably non-monotonic dependence on the pump power. A theoretical model describing the observed peculiarity of the PE polarization noise is proposed.

Diffusive Propagation of Exciton-Polaritons through Thin Crystal Slabs

Comparative studies of the resonant transmission of light in the vicinity of exciton resonances, measured for 15 few-micron GaAs crystal slabs with different impurity concentrations $N$, reveal an unexpected tendency. While $N$ spans almost five decimal orders of magnitude, the normalized spectrally-integrated absorption of light scales with the impurity concentration as $N^{1/6}$. We show analytically that this dependence is a signature of the diffusive mechanism of propagation of exciton-polaritons in the semiconductor.

Dynamics of the Energy Relaxation in a Parabolic Quantum Well Laser

We explore two parabolic quantum well (PQW) samples, with and without Bragg mirrors, in order to optimise the building blocks of a Bosonic Cascade Laser. The photoluminescence spectra of a PQW microcavity sample is compared against that of a conventional microcavity with embedded quantum wells (QWs) to demonstrate that the weak coupling lasing in a PQW sample can be achieved. The relaxation dynamics in a conventional QW microcavity and in the PQW microcavity was studied by a non-resonant pump-pump excitation method. Strong difference in the relaxation characteristics between the two samples was found. The semi-classical Boltzmann equations were adapted to reproduce the evolution of excitonic populations within the PQW as a function of the pump power and the output intensity evolution as a function of the pump-pump pulse delay. Fitting the PQW data confirms the anticipated cascade relaxation, paving the way for such a system to produce terahertz radiation.

Giant absorption of light by molecular vibrations on a chip

Vibrational overtone spectroscopy of molecules is a powerful tool for drawing information on molecular structure and dynamics. It relies on absorption of near infrared radiation (NIR) by molecular vibrations. Here we show the experimental evidence of giant enhancement of the absorption of light in solutions of organic molecules due to the switch from ballistic to diffusive propagation of light through a channel silicate glass waveguide. We also experimentally address a dynamics of absorption as a function of time of adsorption of the organic molecules on a waveguide. The observed enhancement in diffusion regime is by a factor of 300 in N-Methylaniline and by factor of 80 in Aniline compared to the expected values in the ballistic propagation of light in a waveguide. Our results underscore the importance of a guide surface modification and the disordered6 molecular nano-layer in enhancement of absorption by amines on engineered integrated system.

Multiple quantum beats of quantum confined exciton states in InGaAs/GaAs quantum well

Multiple quantum beats of a system of the coherently excited quantum confined exciton states in a high-quality heterostructure with a wide InGaAs/GaAs quantum well are experimentally detected by the spectrally resolved pump-probe method for the first time. The beat signal is observed as at positive as at negative delays between the pump and probe pulses. A theoretical model is developed, which allows one to attribute the QBs at negative delay to the four-wave mixing (FWM) signal detected at the non-standard direction. The beat signal is strongly enhanced by the interference of the FWM wave with the polarization created by the probe pulse. At positive delay, the QBs are due to the mutual interference of the quantum confined exciton states. Several QB frequencies are observed in the experiments, which coincide with the interlevel spacings in the exciton system. The decay time for QBs is of order of several picoseconds at both the positive and negative delays. They are close to the relaxation time of exciton population that allows one to consider the exciton depopulation as the main mechanism of the coherence relaxation in the system under study.

Nontrivial relaxation dynamics of excitons in high-quality InGaAs/GaAs quantum wells

Photoluminescence (PL) and reflectivity spectra of a high-quality InGaAs/GaAs quantum well structure reveal a series of ultra-narrow peaks attributed to the quantum confined exciton states. The intensity of these peaks decreases as a function of temperature, while the linewidths demonstrate a complex and peculiar behavior. At low pumping the widths of all peaks remain quite narrow ($< 0.1$ meV) in the whole temperature range studied, $4 - 30K$. At the stronger pumping, the linewidth first increases and than drops down with the temperature rise. Pump-probe experiments show two characteristic time scales in the exciton decay, $< 10$ps and $15 - 45ns$, respectively. We interpret all these data by an interplay between the exciton recombination within the light cone, the exciton relaxation from a non-radiative reservoir to the light cone, and the thermal dissociation of the non-radiative excitons. The broadening of the low energy exciton lines is governed by the radiative recombination and scattering with reservoir excitons while for the higher energy states the linewidths are also dependent on the acoustic phonon relaxation processes.

Quantization of entropy in a quasi-two-dimensional electron gas

We demonstrate that the partial entropy of a two-dimensional electron gas (2DEG) exhibits quantized peaks at resonances between the chemical potential and electron levels of size quantization. In the limit of no scattering, the peaks depend only on the subband quantization number and are independent on material parameters, shape of the confining potential, electron effective mass and temperature. The quantization of partial entropy is a signature of a topological phase transition in a 2DEG. In the presence of stationary disorder, the magnitude of peaks decreases. Its deviation from the quantized values is a direct measure of the disorder induced smearing of the electronic density of states.

Quantum statistics of bosonic cascades

Bosonic cascades formed by lattices of equidistant energy levels sustaining radiative transitions between nearest layers are promising for the generation of coherent terahertz radiation. We show how, also for the light emitted by the condensates in the visible range, they introduce new regimes of emission. Namely, the quantum statistics of bosonic cascades exhibit super-bunching plateaus. This demonstrates further potentialities of bosonic cascade lasers for the engineering of quantum properties of light useful for imaging applications.

Single-shot measurement of transient nuclear magnetization with spin-noise spectroscopy in n-GaAs microcavities

We exploit spin noise spectroscopy (SNS) to directly observe build-up of dynamic nuclear polarization and relaxation of a perturbed nuclear spin-system to its equilibrium state in a single-shot experiment. The SNS experiments were performed on a layer of bulk $n$-type GaAs embedded into a high-finesse microcavity with negative detuning. The dynamic nuclear spin polarization is observed as a shift of the peak in the electron spin noise spectrum due to the build-up of the Overhauser field acting on the electron spin. The relaxation dynamics of nuclear spin system was revealed in the time-resolved SNS experiments where the exponential decay of the Overhauser field with characteristic timescale of hundreds of seconds was detected. We show that elliptically polarized laser beam tuned in resonance with the cavity mode, whose energy corresponds to nominal transparency of the semiconductor, can nevertheless produce a sizable nuclear polarization.

Spin waves in semiconductor microcavities

We show theoretically that a weakly interacting gas of spin-polarized exciton-polaritons in a semiconductor microcavity supports propagation of spin waves. The spin waves are characterised by a parabolic dispersion at small wavevectors which is governed by the polariton-polariton interaction constant. Due to spin-anisotropy of polariton-polariton interactions the dispersion of spin waves depends on the orientation of the total polariton spin. For the same reason, the frequency of homogeneous spin precession/polariton spin resonance depends on their polarization degree.

Spin-noise-based magnetometry of an $n$-doped GaAs microcavity in the field of elliptically polarized light

Recently reported optical nuclear orientation in the $n$-doped GaAs microcavity under pumping in nominal transparency region of the crystal [Appl. Phys. Lett. $\mathbf{106}$, 242405 (2015)] has arisen a number of questions, the main of them concerning mechanisms of angular momentum transfer from the light to the nuclear spin system and the nature of the light-related magnetic fields accompanying the optical nuclear polarization. In this paper, we use the spin noise spectroscopy for magnetometric purposes, particularly, to study effective fields acting upon electron spin system of an $n$-GaAs layer inside a high-Q microcavity in the presence of elliptically polarized probe beam. In addition to the external magnetic field applied to the sample in the Voigt geometry and the Overhauser field created by optically oriented nuclei, the spin noise spectrum reveals an additional effective, "optical," magnetic field produced by elliptically polarized probe itself. This field is directed along the light propagation axis, with its sign being determined by the sign of the probe helicity and its magnitude depending on degree of circular polarization and intensity of the probe beam. We analyze properties of this optical magnetic field and suggest that it results from the optical Stark effect in the field of the elliptically polarized electromagnetic wave.

Controllable structuring of exciton-polariton condensates in cylindrical pillar microcavities

We observe condensation of exciton polaritons in quantum states composed of concentric rings when exciting cylindrical pillar GaAs/AlGaAs microcavities non-resonantly by a focused laser beam normally incident at the center of the pillar. The number of rings depends on the pumping intensity and the pillar size, and may achieve 5 in the pillar of 40 mkm diameter. Breaking the axial symmetry when moving the excitation spot away from the pillar center leads to transformation of the rings into a number of bright lobes corresponding to quantum states with nonzero angular momenta. The number of lobes, their shape and location are dependent on the spot position. We describe the out-of-equilibrium condensation of polaritons in the states with different principal quantum numbers and angular momenta with a formalism based on Boltzmann-Gross-Pitaevskii equations accounting for repulsion of polaritons from the exciton reservoir formed at the excitation spot and their spatial confinement by the pillar boundary.

Exciton-Polariton Oscillations in Real Space

We introduce and model spin-Rabi oscillations based on exciton-polaritons in semiconductor microcavities. The phase and polarization of oscillations can be controlled by resonant coherent pulses and the propagation of oscillating domains gives rise to phase-dependent interference patterns in real space. We show that interbranch polariton-polariton scattering controls the propagation of oscillating domains, which can be used to realize logic gates based on an analogue variable phase.

Nonlinear optical spectroscopy of indirect excitons in biased coupled quantum wells

Indirect excitons in coupled quantum wells are long-living quasi-particles, explored in the studies of collective quantum states. We demonstrate, that despite the extremely low oscillator strength, their spin and population dynamics can by addressed by time-resolved pump-probe spectroscopy. Our experiments make it possible to unravel and compare spin dynamics of direct excitons, indirect excitons and residual free electrons in coupled quantum wells. Measured spin relaxation time of indirect excitons exceeds not only one of direct excitons, but also one of free electrons by two orders of magnitude.

Qubits based on Polariton Rabi Oscillators

We propose a novel physical mechanism for creation of long lived macroscopic exciton-photon qubits in semiconductor microcavities with embedded quantum wells in the strong couping regime. We argue that the coherence time of Rabi oscillations can be dramatically enhanced due to their stimulated pumping from a permanent thermal reservoir of polaritons. The polariton qubit is a superposition of lower branch (LP) and upper branch (UP) exciton-polariton states. We discuss applications of such qubits for quantum information processing, cloning and storage purposes.

Spin noise spectroscopy of a single-quantum-well microcavity

We report on the first experimental observation of spin noise in a single semiconductor quantum well embedded into a microcavity. The great cavity-enhanced sensitivity to fluctuations of optical anisotropy has allowed us to measure the Kerr rotation and ellipticity noise spectra in the strong coupling regime. The spin noise spectra clearly show two resonant features: a conventional magneto-resonant component shifting towards higher frequencies with magnetic field and an unusual "nonmagnetic" component centered at zero frequency and getting suppressed with increasing magnetic field. We attribute the first of them to the Larmor precession of free electron spins, while the second one being presumably due to hyperfine electron-nuclei spin interactions.

Superconductivity in Semiconductor Structures: the Excitonic Mechanism

We study theoretically the effect of the fermion and boson densities on the superconductivity transition critical temperature $(T_c)$ of a two dimensional electron gas (2DEG), where superconductivity is mediated by a Bose-Einstein condensate of exciton-polaritons. The critical temperature is found to increase with the boson density, but surprisingly it decreases with the 2DEG density increase. This makes doped semiconductor structures with shallow Fermi energies better adapted for observation of the exciton-induced superconductivity than metallic layers. For the realistic GaAs-based microcavities containing-doped and neutral quantum wells we estimate $T_c$ as close to 50K. Superconductivity is suppressed by magnetic fields of the order of 4T due to the Fermi surface renormalisation.

Ultimate photo-induced Kerr rotation achieved in semiconductor microcavities

Photoinduced Kerr rotation by more than $π/2$ radians is demonstrated in planar quantum well microcavity in the strong coupling regime. This result is close to the predicted theoretical maximum of $π$. It is achieved by engineering microcavity parameters such that the optical impedance matching condition is reached at the smallest negative detuning between exciton resonance and the cavity mode. This ensures the optimum combination of the exciton induced optical non-linearity and the enhancement of the Kerr angle by the cavity. Comprehensive analysis of the polarization state of the light in this regime shows that both renormalization of the exciton energy and the saturation of the excitonic resonance contribute to the observed optical nonlinearities.

Ballistic spin transport in exciton gases

Traditional spintronics relies on spin transport by charge carriers, such as electrons in semiconductor crystals. This brings several complications: the Pauli principle prevents the carriers from moving with the same speed; Coulomb repulsion leads to rapid dephasing of electron flows. Spin-optronics is a valuable alternative to traditional spintronics. In spin-optronic devices the spin currents are carried by electrically neutral bosonic quasi-particles: excitons or exciton-polaritons. They can form highly coherent quantum liquids and carry spins over macroscopic distances. The price to pay is a finite life-time of the bosonic spin carriers. We present the theory of exciton ballistic spin transport which may be applied to a range of systems where bosonic spin transport has been reported, in particular, to indirect excitons in coupled GaAs/AlGaAs quantum wells. We describe the effect of spin-orbit interaction of electrons and holes on the exciton spin, account for the Zeeman effect induced by external magnetic fields, long range and short range exchange splittings of the exciton resonances. We also consider exciton transport in the non-linear regime and discuss the definitions of exciton spin current, polarization current and spin conductivity.

Nonlinear Optical Probe of Indirect Excitons

We propose the application of nonlinear optics for studies of spatially indirect excitons in coupled quantum wells. We demonstrate, that despite their vanishing oscillator strength, indirect excitons can strongly contribute to the photoinduced reflectivity and Kerr rotation. This phenomenon is governed by the interaction between direct and indirect excitons. Both dark and bright states of indirect excitons can be probed by these nonlinear optical techniques.

Polarisation control of optically pumped terahertz lasers

Optical pumping of excited exciton states in semiconductor quantum wells is a tool for realisation of ultra-compact terahertz (THz) lasers based on stimulated optical transition between excited (2p) and ground (1s) exciton state. We show that the probability of two-photon absorption by a 2p-exciton is strongly dependent on the polarisation of both photons. Variation of the threshold power for THz lasing by a factor of 5 is predicted by switching from linear to circular pumping. We calculate the polarisation dependence of the THz emission and identify photon polarisation configurations for achieving maximum THz photon generation quantum efficiency.

Polariton Condensation in an optically induced 2D potentia

We demonstrate experimentally the condensation of exciton-polaritons through optical trapping. The non-resonant pump profile is shaped into a ring and projected to a high quality factor microcavity where it forms a 2D repulsive optical potential originating from the interactions of polaritons with the excitonic reservoir. Increasing the population of particles in the trap eventually leads to the emergence of a confined polariton condensate that is spatially decoupled from the decoherence inducing reservoir, before any build up of coherence on the excitation region. In a reference experiment, where the trapping mechanism is switched off by changing the excitation intensity profile, polariton condensation takes place for excitation densities more than two times higher and the resulting condensate is subject to a much stronger dephasing and depletion processes.

Polariton transport in one-dimensional channels

We study theoretically the transport of linearly polarized exciton-polaritons in a quasi one-dimensional microcavity channel separating two polariton condensates generated by optical pumping. The direction and value of mass and spin currents are controlled by the relative phase and polarisation of two condensates, as in the stationary Josephson effect. However, due to dissipation and particle-particle interactions, the current denisty is inhomogeneous: it strongly depends on the coordinate along the axis of the channel. A stationary spin domain can be created in the channel, its position would be sensitive to the phase difference between two bordering condensates.

Ring-shaped polariton lasing in pillar microcavities

Optically generated exciton-polaritons in cylindric semiconductor pillar microcavity with embedded GaAs/AlGaAs quantum wells demonstrate a clear polariton lasing regime. When exciting in the center of the pillar we detect a ring-shaped emission, where the peak of intensity can be separated from the excitation spot by more than 10 micrometers. The spatial coherence of the ring emission is verified by interferometry measurements. These observations are interpreted by drift of the exciton polariton condensate away from the excitation spot due to its repulsion from the exciton reservoir and by its spatial confinement by the pillar boundary.

Scale invariance and universality in a cold gas of indirect excitons

We address theoretically the puzzling similarity observed in the thermodynamic behaviour of independent clouds of cold dipolar excitons in coupled semiconductor quantum wells. We argue that the condensation of self-trapped exciton gas starts at the same critical temperature in all traps due to the specific scaling rule. As a consequence of the reduced dimensionality of the system, the scaling parameters appear to be insensitive to disorder.

Spin noise of exciton-polaritons in microcavities

We develop a theory of spin fluctuations of exciton-polaritons in a semiconductor microcavity under the non-resonant unpolarized pumping. It is shown that the corresponding spin noise is sensitive to the scattering rates in the system, occupation of the ground state, statistics of polaritons, and interactions. The spin noise spectrum drastically narrows in the polariton lasing regime due to formation of a polariton condensate, while its shape can become non-Lorentzian owing to interaction-induced spin decoherence.

Superradiant terahertz emission by dipolaritons

Dipolaritons are mixed light-matter quasiparticles formed in double quantum wells embedded in microcavities. Due to resonant coupling between direct and indirect excitons via electronic tunnelling, dipolaritons possess large dipole moments. Resonant excitation of the cavity mode by a short pulse of light induces oscillations of the indirect exciton density with a characteristic frequency of Rabi flopping. This results in oscillations of classical Hertz dipoles array which generate supperradiant emission on a terahertz (THz) frequency. Resulting THz signal may be enhanced using the supplementary THz cavity in the weak coupling regime.

Theory of an excitonic THz laser with two-photon excitation

We consider theoretically THz lasing in a system consisting of a quantum well placed inside an optical microcavity and a THz cavity in the regime of two-photon excitation of 2p dark exciton states. The stability of the system with varying parameters of the microcavity under coherent pumping is studied. We show that the nonlinearity provided by two photon absorption can give rise to bistability and hysteresis in the THz output.

Bosonic Cascade Laser

We propose a concept of a quantum cascade laser based on transitions of bosonic quasiparticles (excitons and exciton-polaritons) in a parabolic potential trap in a semiconductor microcavity. This laser would emit terahertz radiation due to bosonic stimulation of excitonic transitions. Dynamics of a bosonic cascade is strongly different from the dynamics of a conventional fermionic cascade laser. We show that populations of excitonic ladders are parity-dependent and quantized if the laser operates without an external terahertz cavity.

Exciton radiative decay through plasmon modes in planar metal-semiconductor structures

We develop a non-local dielectric response theory to describe the temperature dependence of exciton lifetime in metal-semiconductor heterostructures. Coupling between excitons and surface plasmons results in a strongly nonmonotonous behaviour of exciton radiative decay rate versus temperature. Tuning the plasmon frequency one can control the efficiency of exciton emission of light.

Propagation and amplification dynamics of 1D polariton condensates

The dynamics of propagating polariton condensates in one-dimensional microcavities is investigated through time resolved experiments. We find a strong increase in the condensate intensity when it travels through the non-resonantly excited area. This amplification is shown to come from bosonic stimulated relaxation of reservoir excitons into the polariton condensate, allowing for the repopulation of the condensate through non-resonant pumping. Thus, we experimentally demonstrate a polariton amplifier with a large band width, opening the way towards the transport of polaritons with high densities over macroscopic distances.

Vertical cavity surface emitting terahertz laser

Vertical cavity surface emitting terahertz lasers can be realized in conventional semiconductor microcavities with embedded quantum wells in the strong coupling regime. The cavity is to be pumped optically at half the frequency of the 2p exciton state. Once a threshold population of 2p excitons is achieved, a stimulated terahertz transition populates the lower exciton-polariton branch, and the cavity starts emitting laser light both in the optical and terahertz ranges. The lasing threshold is sensitive to the statistics of photons of the pumping light.

Probing the Dynamics of Spontaneous Quantum Vortices in Polariton Superfluids

The experimental investigation of spontaneously created vortices is of utmost importance for the understanding of quantum phase transitions towards a superfluid phase, especially for two dimensional systems that are expected to be governed by the Berezinski-Kosterlitz-Thouless physics. By means of time resolved near-field interferometry we track the path of such vortices, created at random locations in an exciton-polariton condensate under pulsed non-resonant excitation, to their final pinning positions imposed by the stationary disorder. We formulate a theoretical model that successfully reproduces the experimental observations.

Pseudo diamagnetism of four component exciton condensates

We analyze the spin structure of the ground state of four-component exciton condensates in coupled quantum wells as a function of spin-dependent interactions and applied magnetic field. The four components correspond to the degenerate exciton states characterized by $\pm2$ and $\pm1$ spin projections to the axis of the structure. We show that in a wide range of parameters, the chemical potential of the system increases as a function of magnetic field, which manifests a pseudo-diamagnetism of the system. The transitions to polarized two- and one-component condensates can be of the first-order in this case. The predicted effects are caused by energy conserving mixing of $\pm2$ and $\pm1$ excitons.

Spin-to-Orbital Angular Momentum Conversion in Semiconductor Microcavities

We experimentally demonstrate a technique for the generation of optical beams carrying orbital angular momentum using a planar semiconductor microcavity. Despite being isotropic systems, the transverse electric - transverse magnetic (TE-TM) polarization splitting featured by semiconductor microcavities allows for the conversion of the circular polarization of an incoming laser beam into the orbital angular momentum of the transmitted light field. The process implies the formation of topological entities, a pair of optical half-vortices, in the intracavity field.

Superconductivity with excitons and polaritons

A Bose--Einstein condensate of exciton polaritons coexisting with a Fermi gas of electrons has been recently proposed as a promising system for realisation of room-temperature superconductivity [Phys. Rev. Lett., 104, 106402 (2010)]. In order to find the optimum conditions for exciton and exciton-polariton mediated superconductivity, we study the attractive mechanism between electrons of a Cooper pair mediated by the exciton and exciton-polariton condensate and analyze the gap equation that follows. We specifically address microcavities with embedded n-doped quantum wells as well as coupled quantum wells hosting a condensate of spatially indirect excitons, put in contact with a two-dimensional electron gas. We show that engineering of the interaction in these peculiar Bose-Fermi mixtures is complex and sometimes counterintuitive, but leaves much freedom for optimization, making promising the realization of high-temperature superconductivity in multilayer semiconductor structures.

Rotons in a hybrid Bose-Fermi system

We calculate the spectrum of elementary excitations in a two-dimensional exciton superfluid in the vicinity of a two-dimensional electron gas. We show that attraction of excitons due to their scattering with free electrons may lead to formation of a roton minimum. The energy of this minimum may go below the ground state energy which manifests breaking of the superfluidity. The Berezinsky-Kosterlitz-Thouless phase transition temperature decreases due to the exciton-exciton attraction mediated by electrons.

Spin rings in bi-stable planar semiconductor microcavities

A unique feature of exciton-polaritons, inherited from their mixed light-matter origin, is the strongly spin-dependent polariton-polariton interaction, which has been predicted to result in the formation of spin rings in real space [Shelykh et al., Phys. Rev. Lett. 100, 116401 (2008)]. Here we experimentally demonstrate the spin bi-stability of exciton-polaritons in an InGaAs-based semiconductor microcavity under resonant optical pumping. We observe the formation of spin rings whose size can be finely controlled in a spatial scale down to the micrometer range, much smaller than the spot size. We additionally evaluate the sign and magnitude of the antiparallel polariton spin interaction constant.

Stimulated emission of terahertz radiation by semiconductor microcavities

We show that planar semiconductor microcavities in the strong coupling regime can be used as sources of stimulated terahertz (THz) radiation. Emitted THz photons would have a frequency of the spliting of the cavity polariton modes. The optical transition between upper and lower polariton branches is allowed due to mixing of the upper polariton state with one of excited exciton states. This transition is stimulated in the polariton laser regime.

Polariton-polariton scattering in microcavities: A microscopic theory

We apply the fermion commutation technique for composite bosons to polariton-polariton scattering in semiconductor planar microcavities. Derivations are presented in a simple and physically transparent fashion. A procedure of orthogonolization of the initial and final two-exciton state wavefunctions is used to calculate the effective scattering matrix elements and the scattering rates. We show how the bosonic stimulation of the scattering appears in this full fermionic approach whose equivalence to the bosonization method is thus demonstrated in the regime of low exciton density. We find an additional contribution to polariton-polariton scattering due to the exciton oscillator strength saturation, which we analyze as well. We present a theory of the polariton-polariton scattering with opposite spin orientations and show that this scattering process takes place mainly via dark excitonic states. Analytical estimations of the effective scattering amplitudes are given.

Optical circuits based on Polariton Neurons in Semiconductor Microcavities

By exploiting the polarization multistability of polaritons, we show that polarized signals can be conducted in the plane of a semiconductor microcavity along controlled channels or "neurons". Furthermore due to the interaction of polaritons with opposite spins it is possible to realize binary logic gates operating on the polarization degree of freedom. Multiple gates can be integrated together to form an optical circuit contained in a single semiconductor microcavity.

Stochastic polarization formation in exciton-polariton Bose-Einstein condensates

We demonstrate theoretically the spontaneous formation of a stochastic polarization in exciton-polariton Bose-Einstein condensates in planar microcavities under pulsed excitation. Below the threshold pumping intensity (dependent on the polariton life-time) the average polarization degree is close to zero, whilst above threshold the condensate acquires a polarization described by a (pseudospin) vector with random orientation, in general. We establish the link between second order coherence of the polariton condensate and the distribution function of its polarization. We examine also the mechanisms of polarization dephasing and relaxation.

Suppression of Zeeman splitting and polarization steps in localized exciton-polariton condensates

We show that the condensation of exciton-polaritons in semiconductor microcavities in an applied magnetic field manifests itself in the quenching of the Zeeman splitting of an elliptically polarized condensate. The circular polarization degree of a localized condensate with a finite number of particles increases as a function of the magnetic field with a step-like behavior. The width of each polarization step is fixed by the polariton-polariton interaction constants and the number of steps is fixed by the number of polaritons in the condensate. The magnetic susceptibility of the condensate depends qualitatively on the parity of the number of polaritons.
