The Local Incompressibility of Fractional Quantum Hall States at a Filling Factor of 3/2

We studied neutral excitations in a two-dimensional electron system with an orbital momentum $ΔM = 1$ and spin projection over magnetic field axis $ΔS_z = 1$ in the vicinity of a filling factor of 3/2. It is shown that the 3/2 state is a singular point in the filling factor dependence of the spin ordering of the two-dimensional electron system. In the vicinity of $ν=3/2$, a significant increase in the relaxation time ($τ= 13$ $μ\text{s}$) for the excitations to the ground state is exhibited even though the number of vacancies in the lowest energy level is macroscopically large. The decrease of the relaxation rate is related to the spin texture transformation in the ground state induced by spin flips and electron density rearrangement. We claim the 3/2 state is a locally incompressible fractional quantum Hall state.

Artificially constructed plasmaron and plasmon-exciton molecule in 2D-metals

Resonant optical excitation was used to create a macroscopic non-equilibrium ensemble of dark excitons with unprecedentedly long lifetime in a two-dimensional (2D) electron system placed in a quantizing magnetic field. Exotic three-particle and four-particle states, plasmarons and plasmon-exciton molecules, coupled with the surrounding electrons through the collective plasma oscillations are engineered. Plasmarons and plasmon-exciton molecules are manifested as new features in the recombination spectra of non-equilibrium systems. Fine Structure of Cyclotron Resonance in a Two-Dimensional Electron System

It is established that cyclotron resonance (CR) in a high-quality GaAs/AlGaAs two-dimensional electron system (2DES) originates as a \textit{pure} resonance, that does not hybridize with dimensional magnetoplasma excitations. The magnetoplasma resonances form a fine structure of the CR. The observed fine structure of the CR results from the interplay between coherent radiative and incoherent collisional mechanisms of 2D plasma relaxation. We show that the range of 2DES filling factors from which the phenomenon arises is intimately connected to the fundamental fine-structure constant.

Nuclear magnetic resonance and nuclear spin relaxation in AlAs quantum well probed by ESR

The study of nuclear magnetic resonance and nuclear spin-lattice relaxation was conducted in an asymmetrically doped to $n\sim1.8\times10^{11}$ cm$^{-2}$ 16 nm AlAs quantum well grown in the $[001]$-direction. Dynamic polarization of nuclear spins due to the hyperfine interaction resulted in the so-called Overhauser shift of the two-dimensional conduction electron spin resonance. The maximum shifts achieved in the experiments are several orders of magnitude smaller than in GaAs-based heterostructures indicating that hyperfine interaction is weak. The nuclear spin-lattice relaxation time extracted from the decay of Overhauser shift over time turned out to depend on the filling factor of the two-dimensional electron system. This observation indicates that nuclear spin-lattice relaxation is mostly due to the interaction between electron and nuclear spins. Overhauser shift diminishes resonantly when the RF-radiation of certain frequencies was applied to the sample. This effect served as an indirect, yet powerful method for nuclear magnetic resonance detection: NMR quadrupole splitting of $^{75}$As nuclei was clearly resolved. Theoretical calculations performed describe well these experimental findings.

Dispersion of Volume Relativistic Magnetoplasma Excitation in a Gated Two-Dimensional Electron System

The dispersion of the volume relativistic magnetoplasma mode in a gated GaAs/AlGaAs quantum well is measured using a coupled resonators detection technique. The weakly damped relativistic mode exhibits an unusual zigzag-shaped magnetodispersion dependence dictated by the diagonal component of the resistivity tensor $ρ_{xx}$. The plasma excitation easily hybridizes with photon modes due to a large spatial delocalization of its electromagnetic field. The effects of electron density and structure geometry on the excitation spectrum have been investigated.

Goldstone mode stochastization in quantum Hall ferromagnet

Experimental and theoretical studies of the coherent spin dynamics of two-dimensional GaAs/AlGaAs electron gas were performed. The system in the quantum Hall ferromagnet state exhibits a spin relaxation mechanism that is determined by many-particle Coulomb interactions. In addition to the spin exciton with changes in the spin quantum numbers of $δS\!=\!δS_z \!=\!-1$, the quantum Hall ferromagnet supports a Goldstone spin exciton that changes the spin quantum numbers to $δS\!=\!0$ and $δS_z\!=\!-1$, which corresponds to a coherent spin rotation of the entire electron system to a certain angle. The Goldstone spin exciton decays through a specific relaxation mechanism that is unlike any other collective spin state.

Magnetoplasma excitations of two-dimensional anisotropic heavy fermions in AlAs quantum wells

The spectra of plasma and magnetoplasma excitations in a two-dimensional system of anisotropic heavy fermions were investigated for the first time. The spectrum of microwave absorption by disk-like samples of stressed AlAs quantum wells at low electron densities showed two plasma resonances separated by a frequency gap. These two plasma resonances correspond to electron mass principle values of $(1.10 \pm 0.05) m_0$ and $(0.20 \pm 0.01) m_0$. The observed results correspond to the case of a single valley strongly anisotropic Fermi surface. It was established that electron density increase results in population of the second valley, manifesting itself as a drastic modification of the plasma spectrum. We directly determined the electron densities in each valley and the inter-valley splitting energy from the ratio of the two plasma frequencies.

Novel relativistic plasma excitations in a gated two-dimensional electron system

The microwave response of a two-dimensional electron system (2DES) covered by a conducting top gate is investigated in the relativistic regime for which the 2D conductivity $σ_{2 \rm{D}} > c/2π$. Weakly damped plasma waves are excited in the gated region of the 2DES. The frequency and amplitude of the resulting plasma excitations show a very unusual dependence on the magnetic field, conductivity, gate geometry and separation from the 2DES. We show that such relativistic plasmons survive for temperatures up to 300 K, allowing for new room-temperature microwave and terahertz applications.

Super-long life time for 2D cyclotron spin-flip excitons

An experimental technique for the indirect manipulation and detection of electron spins entangled in two-dimensional magnetoexcitons has been developed. The kinetics of the spin relaxation has been investigated. Photoexcited spin-magnetoexcitons were found to exhibit extremely slow relaxation in specific quantum Hall systems, fabricated in high mobility GaAs/AlGaAs structures, namely, the relaxation time reaches values over one hundred microseconds. A qualitative explanation of this spin-relaxation kinetics is presented. Its temperature and magnetic field dependencies are discussed within the available theoretical framework.

Detection of 2D electron g-factor sign inversion in narrow GaAs/AlGaAs quantum wells

By means of CW polarization-resolved photoluminescence spectroscopy we demonstrate the sign inversion of $g_z$-component of 2D electron g-factor with narrowing of a hosting GaAs/Al$_{0.33}$Ga$_{0.67}$As quantum well (QW). The energy splitting between spectral lines correspoding to recombination from the electron lowest Landau level and possessing opposite curcular polarization is analyzed. Due to exchange interaction, this value reveals maximum or minimum as a function of magnetic field strength in the vicinity of electron filling factor $ν=3$. The actual type of extremum depends on the electron $g_z$-component sign. The method allows to detect the sign inversion of electron Lande g-factor with its absolute value changing by less than $Δg \approx 0.06$. The reversal happens at a QW width of ($65\pm 3$ Å).

Interface Contributions to the Spin-Orbit Interaction Parameters of Electrons at the (001) GaAs/AlGaAs Interface

One-body mechanisms of spin splitting of the energy spectrum of 2D electrons in a one-side doped (001) GaAs/Al$_x$Ga$_{1-x}$As quantum well have been studied theoretically and experimentally. The interfacial spin splitting has been shown to compensate (enhance) considerably the contribution of the bulk Dresselhaus (Bychkov-Rashba) mechanism. The theoretical approach is based on the solution of the effective mass equation in a quasitriangular well supplemented by a new boundary condition at a high and atomically sharp heterobarrier. The model takes into account the spin-orbit interaction of electrons with both bulk and interfacial crystal potential having C$_{2v}$ symmetry, as well as the lack of inversion symmetry and nonparabolicity of the conduction band in GaAs. The effective 2D spin Hamiltonian including both bulk and interfacial contributions to the Dresselhaus ($α_{BIA}$) and Rashba ($α_{SIA}$) constants has been derived. The analytical relation between these constants and the components of the anisotropic nonlinear $g$-factor tensor in an oblique quantizing magnetic field has been found. The experimental approach is based, on one hand, on the detection of electron spin resonance in the microwave range and, on the other hand, on photoluminescence measurements of the nonparabolicity parameter. The interfacial contributions to $α_{BIA}$ and $α_{SIA}$ have been found from comparison with the theory.

Slow spin relaxation in a quantum Hall ferromagnet state

Electron spin relaxation in a spin-polarized quantum Hall state is studied. Long spin relaxation times that are at least an order of magnitude longer than those measured in previous experiments were observed and explained within the spin-exciton relaxation formalism. Absence of any dependence of the spin relaxation time on the electron temperature and on the spin-exciton density, and specific dependence on the magnetic field indicate the definite relaxation mechanism -- spin-exciton annihilation mediated by spin-orbit coupling and smooth random potential.

Light-hole quantization in the optical response of ultrawide GaAs/Al$_x$Ga$_{1-x}$As quantum wells

Temperature-dependent reflectivity and photoluminescence spectra are studied for undoped ultra-wide 150 nm and 250 nm GaAs quantum wells. It is shown that spectral features previously attributed to a size quantization of exciton motion in z-direction coincide well with energies of quantized levels for light holes. Furthermore, optical spectra reveal very similar properties at temperatures above exciton dissociation point.

Extra Spin-Wave mode in Quantum Hall systems. Beyond the Skyrmion Limit

We report on the observation of a new spin mode in a quantum Hall system in the vicinity of odd electron filling factors under experimental conditions excluding the possibility of Skyrmion excitations. The new mode having presumably zero energy at odd filling factors emerges at small deviations from odd filling factors and couples to the spin-exciton. The existence of an extra spin mode assumes a nontrivial magnetic order at partial fillings of Landau levels surrounding quantum Hall ferromagnets other then the Skyrmion crystal.

Observation of exchange Coulomb interactions in the quantum Hall state at nu=3

Coulomb exchange interactions of electrons in the nu=3 quantum Hall state are determined from two inter-Landau level spin-flip excitations measured by resonant inelastic light scattering. The two coupled collective excitations are linked to inter-Landau level spin-flip transitions arising from the N=0 and N=1 Landau levels. The strong repulsion between the two spin-flip modes in the long-wave limit is clearly manifested in spectra displaying Coulomb exchange contributions that are comparable to the exchange energy for the quantum Hall state at nu=1. Theoretical calculations within the Hartree-Fock approximation are in a good agreement with measured energies of spin-flip collective excitations.

Measurement of binding energy of negatively charged excitons in GaAs/AlGaAs quantum wells

We report a photoluminescence study of electron-hole complexes in specially designed semiconductor heterostructures. Placing a remote dilute layer of donors at different distances \itshape d \normalfont from the quantum well leads to the transformation of luminescence spectra of neutral ($X$) and negatively charged ($X^{-}$) excitons. The onset of an additional spectral line and its energy dependence on \itshape d \normalfont allows us to unambiguously relate the so-called $X^{-}$ trion state with charged excitons bound on charged donors in a barrier. The results indicate the overestimation in free-trion binding energies from previous studies of GaAs/Al$_{0.3}$Ga$_{0.7}$As quantum wells, and give their corrected values for QWs of width 200 and 300 Å\space in the limiting case of infinitely distant donors.

Antiphased Cyclotron-Magnetoplasma Mode in a Quantum Hall System

An antiphased magnetoplasma (MP) mode in a two-dimensional electron gas (2DEG) has been studied by means of inelastic light scattering (ILS) spectroscopy. Unlike the cophased MP mode it is purely quantum excitation which has no classic plasma analogue. It is found that zero momentum degeneracy for the antiphased and cophased modes predicted by the first-order perturbation approach in terms of the {\it e-e} interaction is lifted. The zero momentum energy gap is determined by a negative correlation shift of the antiphased mode. This shift, observed experimentally and calculated theoretically within the second-order perturbation approach, is proportional to the effective Rydberg constant in a semiconductor material.

Cyclotron spin-flip excitations in a ν=1/3 quantum Hall ferromagnet

Inelastic light scattering spectroscopy around the ν=1/3 filling discloses a novel type of cyclotron spin-flip excitation in a quantum Hall system in addition to the excitations previously studied. The excitation energy of the observed mode follows qualitatively the degree of electron spin polarization, reaching a maximum value at ν=1/3 and thus characterizing it as a ν=1/3 ferromagnet eigenmode. Its absolute energy substantially exceeds the theoretical prediction obtained within the renowned single-mode approximation. Double-exciton corrections neglected utilizing the single-mode approach are evaluated within the framework of the excitonic representation and are inferred to be responsible for the observed effect.
