Diffusive Propagation of Exciton-Polaritons through Thin Crystal Slabs

Comparative studies of the resonant transmission of light in the vicinity of exciton resonances, measured for 15 few-micron GaAs crystal slabs with different impurity concentrations $N$, reveal an unexpected tendency. While $N$ spans almost five decimal orders of magnitude, the normalized spectrally-integrated absorption of light scales with the impurity concentration as $N^{1/6}$. We show analytically that this dependence is a signature of the diffusive mechanism of propagation of exciton-polaritons in the semiconductor.

Optical spin orientation of minority holes in a modulation-doped GaAs/(Ga,Al)As quantum well

The optical spin orientation effect in a GaAs/(Ga,Al)As quantum well containing a high-mobility 2D electron gas was found to be due to spin-polarized minority carriers, the holes. The observed oscillations of both the intensity and polarization of the photoluminescence in a magnetic field are well described in a model whose main elements are resonant absorption of the exciting light by the Landau levels and mixing of the heavy- and light-hole subbands. After subtraction of these effects, the observed influence of magnetic fields on the spin polarization can be well interpreted by a standard approach of the optical orientation method. The spin relaxation of holes is controlled by the Dyakonov-Perel' mechanism. Deceleration of the spin relaxation by the magnetic field occurs through the Ivchenko mechanism - due to the cyclotron motion of holes. Mobility of holes was found to be two orders of magnitude smaller than that of electrons, being determined by the scattering of holes upon the electron gas.

Photoluminescence spectra of an n-doped (Cd,Mn)Te quantum well: an exemplary evidence for the anisotropy-induced valence-band mixing

Photoluminescence spectra of a (001)-Cd0.99Mn0.01Te quantum well were taken with linear-polarization resolution and using an in-plane magnetic field. Because the quantum well contained a two-dimensional electron gas, the spectra consisted of several features. Since the quantum well layer was formed by a diluted magnetic semiconductor, the spectra showed pronounced polarization-dependent transformations when the in-plane magnetic field was applied. In the magnetic field, a 90-degrees rotation of the sample about the surface normal axis resulted in a clearly different spectrum, meaning that the nominally equivalent [110] and [1-10] directions in the sample are not equivalent in fact. But, remarkably, the additional 90-degrees rotations of both the polarizer and the analyzer restored the initial spectrum. This combined invariance regarding simultaneous 90-degrees rotation of the sample and reversal of the polarization configuration was known earlier for spin-flip Raman spectra only. Our present observations are interpreted in terms of the mixing of valence subbands leading to the pseudo-isotropic g-factor of the ground-state holes.

Suris tetrons: possible spectroscopic evidence for four-particle optical excitations of the 2D electron gas

The excitations of a two-dimensional electron gas in quantum wells with intermediate carrier density (~10^{11} cm^{-2}), i.e., between the exciton-trion- and the Fermi-Sea range, are so far poorly understood. We report on an approach to bridge this gap by a magneto-photoluminescence study of modulation-doped (Cd,Mn)Te quantum well structures. Employing their enhanced spin splitting, we analyzed the characteristic magnetic-field behavior of the individual photoluminescence features. Based on these results and earlier findings by other authors, we present a new approach for understanding the optical transitions at intermediate densities in terms of four-particle excitations, the Suris tetrons, which were up to now only predicted theoretically. All characteristic photoluminescence features are attributed to emission from these quasi-particles when attaining different final states.

Dynamical polarization of nuclear spins by acceptor-bound holes in a zinc blende semiconductor

The ground state of an acceptor-bound hole in a zinc-blende semiconductor is formed by four eigenstates of the total angular momentum, which is a vector sum of spin and orbital moment of the hole. As a result, the hyperfine interaction of the hole with lattice nuclei becomes anisotropic and coordinate-dependent. We develop a theory of dynamic polarization of nuclear spins by the acceptor-bound hole, giving full account for its complex spin structure. The rate of hole-nuclear flip-flop transitions is shown to depend on the angle between the total angular momentum of the hole and the position vector of the nucleus with respect to the acceptor center. The resulted spatially inhomogeneous spin polarization of nuclei gives rise to non-equidistant spin splitting of the hole, which can be detected by methods of optical or microwave spectroscopy.

Angular harmonics of the excitonic polarization conversions effect

We suggest a phenomenological theory of the polarization conversions effect, an excitonic analog of the first-order spatial dispersion phenomena which is, however, observed in the photoluminescence rather than in the passing light. The optical polarization response of a model system of electrically neutral quantum dots subject to the magnetic field along the growth axis was calculated by means of the pseudospin method. All possible forms of the polarization response are determined by nine different field-dependent coefficients which represent, therefore, a natural basis for classification of a variety of conversions. Existing experimental data can be well inscribed in this classification scheme. Predictions were made regarding two effects which have not been addressed experimentally.

Two-step model versus one-step model of the inter-polarization conversion and statistics of CdSe/ZnSe quantum dot elongations

The magneto-optical inter-polarization conversions by a layer of quantum dots have been investigated. Various types of polarization response of the sample were observed as a function of external magnetic field and of the orientation of the sample. The full set of experimental dependences is analyzed in terms of a one-step and a two-step model of spin evolution. The angular distribution of the quantum dots over the directions of elongation in the plane of the sample is taken into account in terms of the two models, and the model predictions are compared with experimental observations.

Linear polarization of the photoluminescence of quantum wells

The degree and orientation of the magnetic-field induced linear polarization of the photoluminescence from a wide range of heterostructures containing (Cd,Mn)Te quantum wells between (Cd,Mn,Mg)Te barriers has been studied as a function of detection photon energy, applied magnetic field strength and orientation in the quantum well plane. A theoretical description of this effect in terms of an in-plane deformation acting on the valence band states is presented and is verified by comparison with the experimental data. We attempted to identify clues to the microscopic origin of the valence band spin anisotropy and to the mechanisms which actually determine the linear polarization of the PL in the quantum wells subject to the in-plane magnetic field. The conclusions of the present paper apply in full measure to non-magnetic QWs as well as ensembles of disk-like QDs with shape and/or strain anisotropy.
