Design optimization of passively mode-locked semiconductor lasers with intracavity grating spectral filters

We consider design optimization of passively mode-locked two-section semiconductor lasers that incorporate intracavity grating spectral filters. Our goal is to develop a method for finding the optimal wavelength location for the filter in order to maximize the region of stable mode-locking as a function of drive current and reverse bias in the absorber section. In order to account for material dispersion in the two sections of the laser, we use analytic approximations for the gain and absorption as a function of carrier density and frequency. Fits to measured gain and absorption curves then provide inputs for numerical simulations based on a large signal accurate delay-differential model of the mode-locked laser. We show how a unique set of model parameters for each value of the drive current and reverse bias voltage can be selected based on the variation of the net gain along branches of steady-state solutions of the model. We demonstrate the validity of this approach by demonstrating qualitative agreement between numerical simulations and the measured current-voltage phase-space of a two-section Fabry-Perot laser. We then show how to adapt this method to determine an optimum location for the spectral filter in a notional device with the same material composition, based on the targeted locking range, and accounting for the modal selectivity of the filter.

Dispersion-induced dynamics of coupled modes in a semiconductor laser with saturable absorption

We present an experimental and theoretical study of modal nonlinear dynamics in a specially designed dual-mode semiconductor Fabry-Perot laser with a saturable absorber. At zero bias applied to the absorber section, we have found that with increasing device current, single mode self-pulsations evolve into a complex dynamical state where the total intensity experiences regular bursts of pulsations on a constant background. Spectrally resolved measurements reveal that in this state the individual modes of the device can follow highly symmetric but oppositely directed spiralling orbits. Using a generalization of the rate equation description of a semiconductor laser with saturable absorption to the multimode case, we show that these orbits appear as a consequence of the interplay between the material dispersion in the gain and absorber sections of the laser. Our results provide insights into the factors that determine the stability of multimode states in these systems, and they can inform the development of semiconductor mode-locked lasers with tailored spectra.

Bursting: when a cusp and a pitchfork interact

We present an experimental and theoretical study of an unusual bursting mechanism in a two-mode semiconductor laser with single-mode optical injection. By tuning the strength and frequency of the injected light we find a transition from purely single-mode intensity oscillations to bursting in the intensity of the uninjected mode. We explain this phenomenon on the basis of a simple two-dimensional dynamical system, and show that the bursting in our experiment is organised by a cusp-pitchfork bifurcation of limit cycles.

Wavelength switching dynamics of two-colour semiconductor lasers with optical injection and feedback

The wavelength switching dynamics of two-colour semiconductor lasers with optical injection and feedback are presented. These devices incorporate slotted regions etched into the laser ridge waveguide for tailoring the output spectrum. Experimental measurements are presented demonstrating that optical injection in one or both modes of these devices can induce wavelength bistability. Measured switching dynamics with modulated optical injection are shown to be in excellent agreement with numerical simulations based on a simple rate equation model. We also demonstrate experimentally that time-delayed optical feedback can induce wavelength bistability for short external cavity lengths. Numerical simulations indicate that this two-colour optical feedback system can provide fast optical memory functionality based on injected optical pulses without the need for an external holding beam.

Timing characterization of 100 GHz passively mode-locked discrete mode laser diodes

We report on the characterization of the timing stability of passively mode-locked discrete mode diode laser sources. These are edge-emitting devices with a spatially varying refractive index profile for spectral filtering. Two devices with a mode-locking frequency of 100 GHz are characterized. The first device is designed to support a comb of six modes and generates near Fourier limited 1.9 ps pulses. The second supports four primary modes resulting in a sinusoidal modulation of the optical intensity. Using a cross-correlation technique, we measured a 20 fs pulse to pulse timing jitter for the first device, while, for the second device, a mode-beating (RF) linewidth of 1 MHz was measured using heterodyne mixing in a semiconductor optical amplifier. Comparison of these results with those obtained for an equivalent Fabry-Perot laser indicates that the spectral filtering mechanism employed does not adversely affect the timing properties of these passively mode-locked devices.

Optical Synthesis of Terahertz and Millimeter-Wave Frequencies with Discrete Mode Diode Lasers

It is shown that optical synthesis of terahertz and millimeter-wave frequencies can be achieved using two-mode and mode-locked discrete mode diode lasers. These edge-emitting devices incorporate a spatially varying refractive index profile which is designed according to the spectral output desired of the laser. We first demonstrate a device which supports two primary modes simultaneously with high spectral purity. In this case sinusoidal modulation of the optical intensity at terahertz frequencies can be obtained. Cross saturation of the material gain in quantum well lasers prevents simultaneous lasing of two modes with spacings in the millimeter-wave region. We show finally that by mode-locking of devices that are designed to support a minimal set of four primary modes, we obtain a sinusoidal modulation of the optical intensity in this frequency region.
