A 5.7 THz GaN/AlGaN quantum cascade detector based on polar step quantum wells

We report on a GaN/AlGaN quantum cascade detector operating in the terahertz spectral range. The device was grown by metal organic chemical vapor deposition on a c-sapphire substrate and relies on polar GaN/AlGaN step quantum wells. The active region thickness is in micrometer range. The structural, electrical and optical investigations attest of high structural quality of the synthetized nitride material. The detector exhibits a peak photocurrent at 5.7 THz (23.6 meV) with a responsivity of 0.1 mA/W at 10 K under surface normal irradiation through a 10 um period grating. The photocurrent persists up to 20 K.

High temperature metamaterial terahertz quantum detector

We demonstrate a high temperature performance quantum detector of Terahertz (THz) radiation based on three-dimensional metamaterial. The metamaterial unit cell consists of an inductor-capacitor (LC) resonator laterally coupled with antenna elements. The absorbing region, consisting of semiconductor quantum wells is contained in the strongly ultra-subwavelength capacitors of the LC structure. The high radiation loss of the antenna allows strongly increased collection efficiency for the incident THz radiation, while the small effective volume of the LC resonator allows intense light-matter coupling with reduced electrical area. As a result, our detectors operates at much higher temperatures than conventional quantum well detectors demonstrated so far.

Hybrid KTP-plasmonic nanostructures for enhanced nonlinear optics at the nanoscale

The search for miniaturized components for nonlinear optical processes needs a way to overcome the efficiency loss due to the effective size reduction of the active medium. We investigate here a combination of a nanosized nonlinear dielectric crystal and metallic nanoantennas that benefits from both the intrinsic nonlinear conversion efficiency of the nonlinear medium and the local-field enhancement of plasmonic resonances in metallic nanostructures. Careful comparison between experiments and numerical simulations reveals that the observed 10 to 1000 fold enhancement in Second Harmonic Generation intensity between isolated elements and their hybrid structure can be attributed unequivocally to the field enhancement effect of plasmonic resonances on the nonlinear crystal for gold - crystal structures, while the enhancement observed in aluminum-based hybrid structures is attributed to linear dielectric effect on the plasmonic antennas.

Layer-Resolved Absorption of Light in Arbitrarily Anisotropic Heterostructures

We present a generalized formalism to describe the optical energy flow and spatially resolved absorption in arbitrarily anisotropic layered structures. The algorithm is capable of treating any number of layers of arbitrarily anisotropic, birefringent, and absorbing media and is implemented in an open access computer program. We derive explicit expressions for the transmitted and absorbed power at any point in the multilayer structure, using the electric field distribution from a 4 $\times$ 4 transfer matrix formalism. As a test ground, we study three nanophotonic device structures featuring unique layer-resolved absorption characteristics, making use of (i) in-plane hyperbolic phonon polaritons, (ii) layer-selective, cavity-enhanced exciton absorption in transition metal dichalcogenide monolayers, and (iii) intersubband-cavity polaritons in quantum wells. Covering such a broad spectral range from the far-infrared to the visible, the case studies demonstrate the generality and wide applicability of our approach.

Quasi-static and propagating modes in three-dimensional THz circuits

We provide an analysis of the electromagnetic modes of three-dimensional metamaterial resonators in the THz frequency range. The fundamental resonance of the structures is fully described by an analytical circuit model, which not only reproduces the resonant frequencies but also the coupling of the metamaterial with an incident THz radiation. We also evidence the contribution of the propagation effects, and show how they can be reduced by design. In the optimized design the electric field energy is lumped into ultra-subwavelength ($λ$/100) capacitors, where we insert semiconductor absorber based on the collective electronic excitation in a two dimensional electron gas. The optimized electric field confinement is evidenced by the observation of the ultra-strong light-matter coupling regime, and opens many possible applications for these structures for detectors, modulators and sources of THz radiation.

Deterministic radiative coupling between plasmonic nanoantennas and semiconducting nanowire quantum dots

We report on the deterministic coupling between single semiconducting nanowire quantum dots emitting in the visible and plasmonic Au nanoantennas. Both systems are separately carefully characterized through microphotoluminescence and cathodoluminescence. A two-step realignment process using cathodoluminescence allows for electron beam lithography of Au antennas near individual nanowire quantum dots with a precision of 50 nm. A complete set of optical properties are measured before and after antenna fabrication. They evidence both an increase of the NW absorption, and an improvement of the quantum dot emission rate up to a factor two in presence of the antenna.
