Joule heating and the thermal conductivity of a two-dimensional electron gas at cryogenic temperatures studied by modified 3$ω$ method

During the standard ac lock-in measurement of the resistance of a two-dimensional electron gas (2DEG) applying an ac current $I = \sqrt{2} I_0 \sin(ωt)$, the electron temperature $T_e$ oscillates with the angular frequency $2 ω$ due to the Joule heating $\propto I^2$. We have shown that the highest ($T_\mathrm{H}$) and the lowest ($T_\mathrm{L}$) temperatures during a cycle of the oscillations can be deduced, at cryogenic temperatures, exploiting the third-harmonic (3$ω$) component of the voltage drop generated by the ac current $I$ and employing the amplitude of the Shubnikov-de Haas oscillations as the measure of $T_e$. The temperatures $T_\mathrm{H}$ and $T_\mathrm{L}$ thus obtained allow us to roughly evaluate the thermal conductivity $κ_{xx}$ of the 2DEG via the modified 3$ω$ method, in which the method originally devised for bulk materials is modified to be applicable to a 2DEG embedded in a semiconductor wafer. The $κ_{xx}$ thus deduced is found to be consistent with the Wiedemann-Franz law. The method provides a convenient way to access $κ_{xx}$ using only a standard Hall-bar device and the simple experimental setup for the resistance measurement.

Diffusion Thermopower of Quantum Hall States Measured in Corbino Geometry

We have measured the diffusion thermopower of a quantum Hall system in a Corbino setup. A concentric electron-temperature gradient is introduced by irradiating microwaves, via a coplanar waveguide, near the outer rim of a circular mesa of a two-dimensional electron gas. The resulting radial thermovoltages exhibit sawtooth-like oscillations with the magnetic field, taking large positive (negative) values just below (above) integer fillings with sign reversal at the center of the quantum Hall plateaus. The behavior is in agreement with a recent theory [Y. Barlas and K. Yang: Phys. Rev. B 85 (2012) 195107], which treats disorder within the self-consistent Born approximation.

Commensurability oscillations in the rf conductivity of unidirectional lateral superlattices: measurement of anisotropic conductivity by coplanar waveguide

We have measured the rf magnetoconductivity of unidirectional lateral superlattices (ULSLs) by detecting the attenuation of microwave through a coplanar waveguide placed on the surface. ULSL samples with the principal axis of the modulation perpendicular (S_perp) and parallel (S_||) to the microwave electric field are examined. For low microwave power, we observe expected anisotropic behavior of the commensurability oscillations (CO), with CO in samples S_perp and S_|| dominated by the diffusion and the collisional contributions, respectively. Amplitude modulation of the Shubnikov-de Haas oscillations is observed to be more prominent in sample S_||. The difference between the two samples is washed out with the increase of the microwave power, letting the diffusion contribution govern the CO in both samples. The failure of the intended directional selectivity in the conductivity measured with high microwave power is interpreted in terms of large-angle electron-phonon scattering.

Geometric resonances in the magnetoresistance of hexagonal lateral superlattices

We have measured magnetoresistance of hexagonal lateral superlattices. We observe three types of oscillations engendered by periodic potential modulation having hexagonal-lattice symmetry: amplitude modulation of the Shubnikov-de Haas oscillations, commensurability oscillations, and the geometric resonances of open orbits generated by Bragg reflections. The latter two reveal the presence of two characteristic periodicities, sqrt{3} a / 2 and a / 2, inherent in a hexagonal lattice with the lattice constant a. The formation of the hexagonal-superlattice minibands manifested by the observation of open orbits marks the first step toward realizing massless Dirac fermions in semiconductor 2DEGs.

Evidence of Spin-Filtering in Quantum Constrictions with Spin-Orbit Interaction

A new type of blockade effect - spin-orbit blockade (SOB) - is found in the conduction of a quantum dot (QD) made of a material with spin-orbit interaction. The blockade arises from spin-filtering effect in a quantum point contact (QPC), which is a component of the QD. Hence the appearance of the blockade itself evidences the spin-filtering effect in the QPC. The lower bound of filtering efficiency is estimated to be above 80%.

Magnetization dependent current rectification in (Ga,Mn)As magnetic tunnel junctions

We have found that the current rectification effect in triple layer (double barrier) (Ga,Mn)As magnetic tunnel junctions strongly depends on the magnetization alignment. The direction as well as the amplitude of the rectification changes with the alignment, which can be switched by bi-directional spin-injection with very small threshold currents. A possible origin of the rectification is energy dependence of the density of states around the Fermi level. Tunneling density of states in (Ga,Mn)As shows characteristic dip around zero-bias indicating formation of correlation gap, the asymmetry of which would be a potential source of the energy dependent density of states.

Modulation Induced Phase Transition from Fractional Quantum Hall to Stripe State at nu=5/3

We have investigated the effect of unidirectional periodic potential modulation on the fractional quantum Hall (FQH) state at filling factors nu=5/3 and 4/3. For large enough modulation amplitude, we find that the resistivity minimum at nu=5/3 gives way to a peak that grows with decreasing temperature. Density matrix renormalization group calculation reveals that phase transition from FQH state to unidirectional striped state having a period sim 4 l (with l the magnetic length) takes place at nu=1/3 (equivalent to nu=5/3 by the particle-hole symmetry) with the increase of the modulation amplitude, suggesting that the observed peak is the manifestation of the stripe phase.

Probing local electronic states in the quantum Hall regime with a side coupled quantum dot

We demonstrate a new method for locally probing the edge states in the quantum Hall regime utilizing a side coupled quantum dot positioned at an edge of a Hall bar. By measuring the tunneling of electrons from the edge states into the dot, we acquire information on the local electrochemical potential and electron temperature of the edge states. Furthermore, this method allows us to observe the spatial modulation of the electrostatic potential at the edge state due to many-body screening effect.

Effect of Oscillating Landau Bandwidth on the Integer Quantum Hall Effect in a Unidirectional Lateral Superlattice

We have measured activation gaps for odd-integer quantum Hall states in a unidirectional lateral superlattice (ULSL) -- a two-dimensional electron gas (2DEG) subjected to a unidirectional periodic modulation of the electrostatic potential. By comparing the activation gaps with those simultaneously measured in the adjacent section of the same 2DEG sample without modulation, we find that the gaps are reduced in the ULSL by an amount corresponding to the width acquired by the Landau levels through the introduction of the modulation. The decrement of the activation gap varies with the magnetic field following the variation of the Landau bandwidth due to the commensurability effect. Notably, the decrement vanishes at the flat band conditions.

Observation of Spin-Orbit Berry's Phase in Magnetoresistance of a Two-Dimensional Hole Anti-dot System

We report observation of spin-orbit Berry's phase in the Aharonov-Bohm (AB) type oscillation of weak field magnetoresistance in an anti-dot lattice (ADL) of a two-dimensional hole system. An AB-type oscillation is superposed on the commensurability peak, and the main peak in the Fourier transform is clearly split up due to variation in Berry's phase originating from the spin-orbit interaction. A simulation considering Berry's phase and the phase arising from the spin-orbit shift in the momentum space shows qualitative agreement with the experiment.

Mesoscopic Fano Effect in a Quantum Dot Embedded in an Aharonov-Bohm Ring

The Fano effect, which occurs through the quantum-mechanical cooperation between resonance and interference, can be observed in electron transport through a hybrid system of a quantum dot and an Aharonov-Bohm ring. While a clear correlation appears between the height of the Coulomb peak and the real asymmetric parameter $q$ for the corresponding Fano lineshape, we need to introduce a complex $q$ to describe the variation of the lineshape by the magnetic and electrostatic fields. The present analysis demonstrates that the Fano effect with complex asymmetric parameters provides a good probe to detect a quantum-mechanical phase of traversing electrons.
