Observation of long turn-on delay in pulsed quantum cascade lasers

We present an experimental study of the turn-on delay in pulsed mid-infrared quantum cascade lasers. We report the unexpectedly long delay time depending on the pumping current, which does not agree with conventional theoretical predictions for step-like excitation. Similar behavior has been observed in InP- and InAs-based QCLs emitting near 8$μ$m. Numerical simulations performed using a model based on rate equations for excitation by current pulses with non-zero rise time provide fair agreement with our observations.

Optical phonon scattering of cavity polaritons in an electroluminescent device

A signature of the scattering between microcavity polaritons and longitudinal optical phonons has been observed in the electroluminescence spectrum of an intersubband device operating in the light-matter strong coupling regime. By electrical pumping we resonantly populate the upper polariton branch at different energies as a function of the applied bias. The electroluminescent signal arising from these states is seconded by a phonon replica from the lower branch.

Radiative quantum efficiency in an InAs/AlSb intersubband transition

The quantum efficiency of an electroluminescent intersubband emitter based on InAs/AlSb has been measured as a function of the magnetic field up to 20T. Two series of oscillations periodic in 1/B are observed, corresponding to the elastic and inelastic scattering of electrons of the upper state of the radiative transitions. Experimental results are accurately reproduced by a calculation of the excited state lifetime as a function of the applied magnetic field. The interpretation of these data gives an exact measure of the relative weight of the scattering mechanisms and allows the extraction of material parameters such as the energy dependent electron effective mass and the optical phonon energy.
