Enhanced radiative efficiency in GaN nanowires grown on sputtered TiN$_{\boldsymbol{x}}$: effects of surface electric fields

GaN nanowires grown by molecular beam epitaxy generally suffer from dominant nonradiative recombination, which is believed to originate from point defects. To suppress the formation of these defects, we explore the synthesis of GaN nanowires at temperatures up to 915 $°C$ enabled by the use of thermally stable TiN$_x$/Al$_2$O$_3$ substrates. These samples exhibit indeed bound exciton decay times approaching those measured for state-of-the-art bulk GaN. However, the decay time is not correlated with the growth temperature, but rather with the nanowire diameter. The inverse dependence of the decay time on diameter suggests that the nonradiative process in GaN nanowires is not controlled by the defect density, but by the field ionization of excitons in the radial electric field caused by surface band bending. We propose a unified mechanism accounting for nonradiative recombination in GaN nanowires of arbitrary diameter.

External control of GaN band bending using phosphonate self-assembled monolayers

We report on the optoelectronic properties of GaN$(0001)$ and $(1\bar{1}00)$ surfaces after their functionalization with phosphonic acid derivatives. To analyze the possible correlation between the acid's electronegativity and the GaN surface band bending, two types of phosphonic acids, n-octylphosphonic acid (OPA) and 1H,1H,2H,2H-perfluorooctanephosphonic acid (PFOPA), are grafted on oxidized GaN$(0001)$ and GaN$(1\bar{1}00)$ layers as well as on GaN nanowires. The resulting hybrid inorganic/organic heterostructures are investigated by X-ray photoemission and photoluminescence spectroscopy. The GaN work function is changed significantly by the grafting of phosphonic acids, evidencing the formation of dense self-assembled monolayers. Regardless of the GaN surface orientation, both types of phosphonic acids significantly impact the GaN surface band bending. A dependence on the acids' electronegativity is, however, only observed for the oxidized GaN$(1\bar{1}00)$ surface, indicating a relatively low density of surface states and a favorable band alignment between the surface oxide and acids' electronic states. Regarding the optical properties, the covalent bonding of PFOPA and OPA on oxidized GaN layers and nanowires significantly affect their external quantum efficiency, especially in the nanowire case due to the large surface-to-volume ratio. The variation in the external quantum efficiency is related to the modication of both the internal electric fields and surface states. These results demonstrate the potential of phosphonate chemistry for the surface functionalization of GaN, which could be exploited for selective sensing applications.

Radius-Dependent Homogeneous Strain in Uncoalesced GaN Nanowires

We investigate the strain state of ensembles of thin and nearly coalescence-free self-assembled GaN nanowires prepared by plasma-assisted molecular beam epitaxy on Ti/Al$_{2}$O$_{3}(0001)$ substrates. The shifts of Bragg peaks in high-resolution X-ray diffraction profiles reveal the presence of a homogeneous tensile strain in the out-of-plane direction. This strain is inversely proportional to the average nanowire radius and results from the surface stress acting on the nanowire sidewalls. The superposition of strain from nanowires with different radii in the same ensemble results in a broadening of the Bragg peaks that mimics an inhomogeneous strain on a macroscopic scale. The nanowire ensembles show a small blueshift of the bound-exciton transitions in photoluminescence spectra, reflecting the existence of a compensating in-plane compressive strain, as further supported by grazing incidence x-ray diffraction measurements carried out at a synchrotron. By combining X-ray diffraction and photoluminescence spectroscopy, the surface stress components $f_{x}$ and $f_{z}$ of the air-exposed GaN$\{1\bar100\}$ planes that constitute the nanowire sidewalls are determined experimentally to be 2.25 and $-0.7$~N/m, respectively.

Crystal-phase quantum dots in GaN quantum wires

We study the nature of excitons bound to I1 basal plane stacking faults in ensembles of ultrathin GaN nanowires by continuous-wave and time-resolved photoluminescence spectroscopy. These ultrathin nanowires, obtained by the thermal decomposition of spontaneously formed GaN nanowire ensembles, are tapered and have tip diameters down to 6 nm. With decreasing nanowire diameter, we observe a strong blue shift of the transition originating from the radiative decay of stacking fault-bound excitons. Moreover, the radiative lifetime of this transition in the ultrathin nanowires is independent of temperature up to 60 K and significantly longer than that of the corresponding transition in as-grown nanowires. These findings reveal a zero-dimensional character of the confined exciton state and thus demonstrate that I1 stacking faults in ultrathin nanowires act as genuine quantum dots.

The Top Quark

On the twentieth anniversary of the observation of the top quark, we trace our understanding of this heaviest of all known particles from the prediction of its existence, through the searches and discovery, to the current knowledge of its production mechanisms and properties. We also discuss the central role of the top quark in the Standard Model and the windows that it opens for seeking new physics beyond the Standard Model.

Correlation between the structural and optical properties of spontaneously formed GaN nanowires: a quantitative evaluation of the impact of nanowire coalescence

We investigate the structural and optical properties of spontaneously formed GaN nanowires with different degrees of coalescence. This quantity is determined by an analysis of the cross-sectional area and perimeter of the nanowires obtained by plan-view scanning electron microscopy. X-ray diffraction experiments are used to measure the inhomogeneous strain in the nanowire ensembles as well as the orientational distribution of the nanowires. The comparison of the results obtained for GaN nanowire ensembles prepared on bare Si(111) and AlN buffered 6H-SiC(000-1) reveals that the main source of the inhomogeneous strain is the random distortions caused by the coalescence of adjacent nanowires. The magnitude of the strain inhomogeneity induced by nanowire coalescence is found not to be determined solely by the coalescence degree, but also by the mutual misorientation of the coalesced nanowires. The linewidth of the donor-bound exciton transition in photoluminescence spectra does not exhibit a monotonic increase with the coalescence degree. In contrast, the comparison of the root mean square strain with the linewidth of the donor-bound exciton transition reveals a clear correlation: the higher the strain inhomogeneity, the larger the linewidth.

Stacking faults as quantum wells in nanowires: Density of states, oscillator strength and radiative efficiency

We investigate the nature of excitons bound to I1 basal-plane stacking faults [(I1;X)] in GaN nanowire ensembles by continuous-wave and time-resolved photoluminescence spectroscopy. Based on the linear increase of the radiative lifetime of these excitons with temperature, they are demonstrated to exhibit a two-dimensional density of states, i. e., a basal-plane stacking fault acts as a quantum well. From the slope of the linear increase, we determine the oscillator strength of the (I1;X) and show that the value obtained reflects the presence of large internal electrostatic fields across the stacking fault. While the recombination of donor-bound and free excitons in the GaN nanowire ensemble is dominated by nonradiative phenonema already at 10 K, we observe that the (I1;X) recombines purely radiatively up to 60 K. This finding provides important insight into the nonradiative recombination processes in GaN nanowires. First, the radiative lifetime of about 6 ns measured at 60 K sets an upper limit for the surface recombination velocity of 450 cm/s considering the nanowires mean diameter of 105 nm. Second, the density of nonradiative centers responsible for the fast decay of donor-bound and free excitons cannot be higher than 2x10^16 cm^-3. As a consequence, the nonradiative decay of donor-bound excitons in these GaN nanowire ensembles has to occur indirectly via the free exciton state.

Combination of CDF and D0 W-Boson Mass Measurements

We summarize and combine direct measurements of the mass of the $W$ boson in $\sqrt{s} = 1.96 \text{TeV}$ proton-antiproton collision data collected by CDF and D0 experiments at the Fermilab Tevatron Collider. Earlier measurements from CDF and D0 are combined with the two latest, more precise measurements: a CDF measurement in the electron and muon channels using data corresponding to $2.2 \mathrm{fb}^{-1}$ of integrated luminosity, and a D0 measurement in the electron channel using data corresponding to $4.3 \mathrm{fb}^{-1}$ of integrated luminosity. The resulting Tevatron average for the mass of the $W$ boson is $\MW = 80\,387 \pm 16 \text{MeV}$. Including measurements obtained in electron-positron collisions at LEP yields the most precise value of $\MW = 80\,385 \pm 15 \text{MeV}$.

Combination of CDF and D0 measurements of the W boson helicity in top quark decays

We report the combination of recent measurements of the helicity of the W boson from top quark decay by the CDF and D0 collaborations, based on data samples corresponding to integrated luminosities of 2.7 - 5.4 fb^-1 of ppbar collisions collected during Run II of the Fermilab Tevatron Collider. Combining measurements that simultaneously determine the fractions of W bosons with longitudinal (f0) and right-handed (f+) helicities, we find f0 = 0.722 \pm 0.081 [\pm 0.062 (stat.) \pm 0.052 (syst.)] and f+ = -0.033 \pm 0.046 [\pm 0.034 (stat.) \pm 0.031 (syst.)]. Combining measurements where one of the helicity fractions is fixed to the value expected in the standard model, we find f0 = 0.682 \pm 0.057 [\pm 0.035 (stat.) \pm 0.046 (syst.)] and f+ = -0.015\pm0.035 [\pm 0.018 (stat.) \pm 0.030 (syst.)]. The results are consistent with standard model expectations.

Combination of the top-quark mass measurements from the Tevatron collider

The top quark is the heaviest known elementary particle, with a mass about 40 times larger than the mass of its isospin partner, the bottom quark. It decays almost 100% of the time to a $W$ boson and a bottom quark. Using top-antitop pairs at the Tevatron proton-antiproton collider, the CDF and {\dzero} collaborations have measured the top quark's mass in different final states for integrated luminosities of up to 5.8 fb$^{-1}$. This paper reports on a combination of these measurements that results in a more precise value of the mass than any individual decay channel can provide. It describes the treatment of the systematic uncertainties and their correlations. The mass value determined is $173.18 \pm 0.56 \thinspace ({\rm stat}) \pm 0.75 \thinspace ({\rm syst})$ GeV or $173.18 \pm 0.94$ GeV, which has a precision of $\pm 0.54%$, making this the most precise determination of the top quark mass.

Measurement of the differential cross section dσ/dt in elastic $p\bar{p}$ scattering at sqrt(s)=1.96 TeV

We present a measurement of the elastic differential cross section $dσ(p\bar{p}\rightarrow p\bar{p})/dt$ as a function of the four-momentum-transfer squared t. The data sample corresponds to an integrated luminosity of $\approx 31 nb^{-1}$ collected with the D0 detector using dedicated Tevatron $p\bar{p} $ Collider operating conditions at sqrt(s) = 1.96 TeV and covers the range $0.26 <|t|< 1.2 GeV^2$. For $|t|<0.6 GeV^2$, dσ/dt is described by an exponential function of the form $Ae^{-b|t|}$ with a slope parameter $ b = 16.86 \pm 0.10(stat) \pm 0.20(syst) GeV^{-2}$. A change in slope is observed at $|t| \approx 0.6 GeV^2$, followed by a more gradual |t| dependence with increasing values of |t|.

Measurement of the W boson helicity in top quark decays using 5.4 fb^-1 of ppbar collision data

We present a measurement of the helicity of the W boson produced in top quark decays using ttbar decays in the l+jets and dilepton final states selected from a sample of 5.4 fb^-1 of collisions recorded using the D0 detector at the Fermilab Tevatron ppbar collider. We measure the fractions of longitudinal and right-handed W bosons to be f_0 = 0.669 +- 0.102 [ +- 0.078 (stat.) +- 0.065 (syst.)] and f_+ = 0.023 +- 0.053 [+- 0.041 (stat.) +- 0.034 (syst.)], respectively. This result is consistent at the 98% level with the standard model. A measurement with f_0 fixed to the value from the standard model yields f_+ = 0.010 +- 0.037 [+- 0.022 (stat.) +- 0.030 (syst.) ].

Search for pair production of the scalar top quark in muon+tau final states

We present a search for the pair production of scalar top quarks ($\tilde{t}_{1}$), the lightest supersymmetric partners of the top quarks, in $p\bar{p}$ collisions at a center-of-mass energy of 1.96 TeV, using data corresponding to an integrated luminosity of {7.3 $fb^{-1}$} collected with the \dzero experiment at the Fermilab Tevatron Collider. Each scalar top quark is assumed to decay into a $b$ quark, a charged lepton, and a scalar neutrino ($\tildeν$). We investigate final states arising from $\tilde{t}_{1} \bar{\tilde{t}_{1}} \rightarrow b\bar{b}μτ\tildeν \tildeν$ and $\tilde{t}_{1} \bar{\tilde{t}_{1}} \rightarrow b\bar{b}ττ\tildeν \tildeν$. With no significant excess of events observed above the background expected from the standard model, we set exclusion limits on this production process in the ($m_{\tilde{t}_{1}}$,$m_{\tildeν}$) plane.

Precise measurement of the top quark mass in the dilepton channel at D0

We measure the top quark mass (mt) in ppbar collisions at a center of mass energy of 1.96 TeV using dilepton ttbar->W+bW-bbar->l+nubl-nubarbbar events, where l denotes an electron, a muon, or a tau that decays leptonically. The data correspond to an integrated luminosity of 5.4 fb-1 collected with the D0 detector at the Fermilab Tevatron Collider. We obtain mt = 174.0 +- 1.8(stat) +- 2.4(syst) GeV, which is in agreement with the current world average mt = 173.3 +- 1.1 GeV. This is currently the most precise measurement of mt in the dilepton channel.

Determination of the width of the top quark

We extract the total width of the top quark, Gamma_t, from the partial decay width Gamma(t -> W b) measured using the t-channel cross section for single top quark production and from the branching fraction B(t -> W b) measured in ttbar events using up to 2.3 fb^-1 of integrated luminosity collected by the D0 Collaboration at the Tevatron ppbar Collider. The result is Gamma_t = 1.99 +0.69 -0.55 GeV, which translates to a top-quark lifetime of tau_t = (3.3 +1.3 -0.9) x 10^-25 s. Assuming a high mass fourth generation b' quark and unitarity of the four-generation quark-mixing matrix, we set the first upper limit on |Vtb'| < 0.63 at 95% C.L.

Search for pair production of the scalar top quark in the electron-muon final state

We report the result of a search for the pair production of the lightest supersymmetric partner of the top quark ($\tilde{t}_1$) in $p\bar{p}$ collisions at a center-of-mass energy of 1.96 TeV at the Fermilab Tevatron collider corresponding to an integrated luminosity of 5.4 fb$^{-1}$. The scalar top quarks are assumed to decay into a $b$ quark, a charged lepton, and a scalar neutrino ($\tildeν$), and the search is performed in the electron plus muon final state. No significant excess of events above the standard model prediction is detected, and improved exclusion limits at the 95% C.L. are set in the the ($M_{\tilde{t}_1}$,$M_{\tildeν}$) mass plane.
