Intensity correlations in quantum cascade laser harmonic frequency combs

A novel study on harmonic frequency combs emitted by Quantum Cascade Lasers (QCLs) is here presented, demonstrating the presence of intensity correlations between twin modes characterising the emission spectra. These originate from a Four-Wave Mixing (FWM) process driven by the active medium's third-order non-linearity. The study of such correlations is essential for the engineering of a new generation of semiconductor devices with the potential of becoming integrated emitters of light with quantum properties, such as squeezing and entanglement. Starting from experimental results, the limits of state-of-the-art technology are discussed as well as the possible methodologies that could lead to the detection of non-classical phenomena, or alternatively improve the design of QCLs, in the compelling perspective of generating quantum correlations in mid-infrared light.

Landau polaritons in highly non-parabolic 2D gases in the ultra-strong coupling regime

We probe ultra-strong light matter coupling between metallic terahertz metasurfaces and Landau-level transitions in high mobility 2D electron and hole gases. We utilize heavy-hole cyclotron resonances in strained Ge and electron cyclotron resonances in InSb quantum wells, both within highly non-parabolic bands, and compare our results to well known parabolic AlGaAs/GaAs quantum well (QW) systems. Tuning the coupling strength of the system by two methods, lithographically and by optical pumping, we observe a novel behavior clearly deviating from the standard Hopfield model previously verified in cavity quantum electrodynamics: an opening of a lower polaritonic gap.

Measuring intensity correlations of a THz quantum cascade laser around its threshold at sub-cycle timescales

The quantum nature of photonic systems is reflected in the photon statistics of the light they emit. Therefore, the development of quantum optics tools with single photon sensitivity and excellent temporal resolution is paramount to the development of exotic sources, and is particularly challenging in the THz range where photon energies approach kbT at T=300 K. Here, we report on the first room temperature measurement of field g1(τ) and intensity correlations g2(τ) in the THz range with sub-cycle temporal resolution (146 fs) over the bandwidth 0.3-3 THz, based on electro-optic sampling. With this system, we are able to measure the photon statistics at threshold of a THz Quantum Cascade Laser.

Highly tunable hybrid metamaterials employing split-ring resonators strongly coupled to graphene surface plasmons

Metamaterials and plasmonics are powerful tools for unconventional manipulation and harnessing of light. Metamaterials can be engineered to possess intriguing properties lacking in natural materials, such as negative refractive index. Plasmonics offers capabilities to confine light in subwavelength dimensions and to enhance light-matter interactions. Recently,graphene-based plasmonics has revealed emerging technological potential as it features large tunability, higher field-confinement and lower loss compared to metal-based plasmonics. Here,we introduce hybrid structures comprising graphene plasmonic resonators efficiently coupled to conventional split-ring resonators, thus demonstrating a type of highly tunable metamaterial, where the interaction between the two resonances reaches the strong-coupling regime. Such hybrid metamaterials are employed as high-speed THz modulators, exhibiting over 60% transmission modulation and operating speed in excess of 40 MHz. This device concept also provides a platform for exploring cavity-enhanced light-matter interactions and optical processes in graphene plasmonic structures for applications including sensing, photo-detection and nonlinear frequency generation.

InGaAs/AlInGaAs THz Quantum Cascade Lasers operating up to 195 K in strong magnetic field

Terahertz quantum cascade lasers based on InGaAs wells and quaternary AlInGaAs barriers were measured in magnetic field. This study was carried out on a four quantum well active region design with photon energy of 14.3 meV processed both with Au and Cu waveguides. The heterostructure operates up to 148 K at B=0 T and in a Cu waveguide. The complete magneto-spectroscopic study allowed the comparison of emission and transport data. Increasing the magnetic field, the low effective mass of the InGaAs wells allowed us to reach the very strong confinement regime. At B=12 T, where the cyclotron transition is almost resonant with the LO-phonon, we recorded a maximum operating temperature of 195 K for the devices with Cu waveguide. Additional lasing at 5.9 meV was detected for magnetic fields between 7.3 and 7.7 T.

Intrinsic linewidth of quantum cascade laser frequency combs

The frequency noise power spectral density of a free-running quantum cascade laser frequency comb is investigated. A plateau is observed at high frequencies, attributed to the quantum noise limit set by the Schawlow-Townes formula for the total laser power on all comb lines. In our experiment, a linewidth of 292 Hz is measured for a total power of 25 mW. This result proves that the four-wave mixing process, responsible for the comb operation, effectively correlates the quantum noise of the individual comb lines.

High quality factor, fully switchable THz superconducting metasurface

We present a complementary THz metasurface realised with Niobium thin film which displays a quality factor Q=54 and a fully switchable behaviour as a function of the temperature. The switching behaviour and the high quality factor are due to a careful design of the metasurface aimed at maximising the ohmic losses when the Nb is above the critical temperature and minimising the radiative coupling. The superconductor allows the operation of the cavity with an high Q and inductive elements with an high aspect ratio. Comparison with three dimensional finite element simulations highlights the crucial role of the inductive elements and of the kinetic inductance of the Cooper pairs in achieving the high quality factor and the high field enhancement.

Strong coupling in the far-infrared between graphene plasmons and the surface optical phonons of silicon dioxide

We study plasmonic resonances in electrostatically gated graphene nanoribbons on silicon dioxide substrates. Absorption spectra are measured in the mid-far infrared and reveal multiple peaks, with width-dependent resonant frequencies. We calculate the dielectric function within the random phase approximation and show that the observed spectra can be explained by surface-plasmon-phonon-polariton modes, which arise from coupling of the graphene plasmon to three surface optical phonon modes in the silicon dioxide.

Coherent Frequency Combs produced by Self Frequency Modulation in Quantum Cascade Lasers

One salient characteristic of Quantum Cascade Laser (QCL) is its very shor gain recovery time that so far thwarted the attempts to achieve self-mode locking of the device into a train of single pulses. We show theoretically that four wave mixing, combined with the short gain recovery time causes QCL to operate in the self-frequency-modulated regime characterized by a constant power in time domain and stable coherent comb in the frequency domain.Coherent frequency comb may enable many potential applications of QCL in sensing and measurement.
