Performance Analysis of uniaxially strained Monolayer Black Phosphorus and Blue Phosphorus n-MOSFET and p-MOSFET

In this work, we present a computational study on the possibility of strain engineering in monolayer Black Phosphorus (black P) and Blue Phosphorus (blue P) based MOSFETs. The material properties like band structure, carrier effective masses, carrier densities at band extrema are evaluated using Generalized Gradient Approximation (GGA) in Density Functional Theory (DFT).Thereafter self-consistent Non-Equilibrium Greens Function (NEGF) simulations are carried out to study the device performance metrics (such as output characteristics, ON currents, transconductance etc.) of such strained black P and blue P based MOSFETs. Our simulations show that carrier effective masses in blue P are more sensitive to strain applied in both zigzag and armchair directions. Blue P is more responsive in strain engineering for n-MOS and p-MOS. Except for black P based FETs with strain in armchair direction, overall the blue P (black P) n-MOSFET (p-MOSFET) show moderate to significant improvement in performance with tensile (compressive) strain in the transport directions.

Interplay between IR-Improved DGLAP-CS Theory and the Precision of an NLO ME Matched Parton Shower MC in Relation to LHCb Data

We use comparison with recent LHCb data on single Z/γ^* production and decay to lepton pairs as a vehicle to study the current status of the application of our approach of {\it exact} amplitude-based resummation in quantum field theory to precision QCD calculations, by realistic MC event generator methods, as needed for precision LHC physics. This represents an extension of the phase space of our previous studies based on comparison with CMS and ATLAS data, as the pseudo-rapidity range measured by the LHCb for leptons in the data we study is 2.0<η< 4.5 to be compared with |η|<4.6(2.4) in our previous CMS(ATLAS) data comparison for the same processes. The analyses we present here with the LHCb data thus represent an important addition to our previous results, as it is essential that theoretical predictions be able to control all of the measured phase space at LHC. The level of agreement between the new theory and the data continues to be a reason for optimism.

Comparisons of Predictions from Exact Amplitude-Based Resummation Methods with LHC and Cosmological Data

We present the current status of the comparisons with the respective data of the predictions of our approach of exact amplitude-based resummation in quantum field theory in two areas of investigation: precision QCD calculations of all four of us as needed for LHC physics and the resummed quantum gravity realization by one of us (B.F.L.W.) of Einstein's theory of general relativity as formulated by Feynman. The agreement between the theoretical predictions and the data exhibited continues to be encouraging.

We present a phenomenological study of the current status of the application of our approach of {\it exact} amplitude-based resummation in quantum field theory to precision QCD calculations, by realistic MC event generator methods, as needed for precision LHC physics. We discuss recent results as they relate to the interplay of the attendant IR-Improved DGLAP-CS theory of one of us and the precision of exact NLO matrix-element matched parton shower MC's in the Herwig6.5 environment as determined by comparison to recent LHC experimental observations on single heavy gauge boson production and decay. The level of agreement between the new theory and the data continues to be a reason for optimism. In the spirit of completeness, we discuss as well other approaches to the same theoretical predictions that we make here from the standpoint of physical precision with an eye toward the (sub-)1% QCD \otimes EW total theoretical precision regime for LHC physics.
