Circular photogalvanic effect in 2D van der Waals heterostructure

Utilizing spin or valley degree of freedom is one of the promising approaches to realize more energy-efficient information processing. In the 2D transition metal dichalcogenide, the spin/valley current can be generated by utilizing the circular photogalvanic effect (CPGE), i.e., the generation of photocurrent by a circularly polarized light. Here we show that an in-plane electric field at MoS2/WSe2 heterostructure-electrode boundary results in an electrically tunable circular photogalvanic effect (CPGE) under optical excitation with normal incidence. The observed CPGE can be explained by the valence band shift due to the in-plane electric field and different effective relaxation times between hole and electron combined with the valley optical selection rule. Furthermore, we show that the CPGE can be controlled by changing the Fermi level using an out-of-plane electric field. Such phenomena persist even at room temperature. This finding may facilitate the utilization of 2D heterostructure as an opto-valleytronics and opto-spintronics device platform.

Circular photogalvanic effect induced by near-infrared radiation in InAs quantum wires patterned quasi two-dimensional electron system

In this work we investigated the InAs/InAlAs quantum wires (QWRs) superlattice by optically exciting the structure with near-infrared radiation. By varying the helicity of the radiation at room temperature we observed the circular photogalvanic effect related to the $C_{2v}$ symmetry of the structure, which could be attributed to the formation of a quasi two-dimensional system underlying in the vicinity of the QWRs pattern. The ratio of Rashba and Dresselhaus terms shows an evolution of the spin-orbit interaction in quasi two-dimensional structure with the QWR layer deposition thickness.

Helicity-dependent photocurrents in graphene layers excited by mid-infrared radiation of a CO$_2$-laser

We report the study of the helicity driven photocurrents in graphene excited by mid-infrared light of a CO$_2$-laser. Illuminating an unbiased monolayer sheet of graphene with circularly polarized radiation generates -- under oblique incidence -- an electric current perpendicular to the plane of incidence, whose sign is reversed by switching the radiation helicity. We show that the current is caused by the interplay of the circular $ac$ Hall effect and the circular photogalvanic effect. Studying the frequency dependence of the current in graphene layers grown on the SiC substrate we observe that the current exhibits a resonance at frequencies matching the longitudinal optical phonon in SiC.
