Electronic and magnetic properties of transition-metal doped ScN for spintronics applications

Motivated by the ongoing interest in nitrides as materials for spintronics applications we have studied effects of doping with magnetic transition-metal elements (T=Cr,Mn,Fe,Co and Ni) on the electronic properties of semiconducting scandium nitride. Using density functional together with the generalized gradient approximation (GGA) as well as PBE0r hybrid functional (with different mixing of the exact exchange), two different doping amounts 25\% (Sc0.75T0.25N\rm Sc_{0.75}T_{0.25}N) and 10\% (Sc0.9T0.1N\rm Sc_{0.9}T_{0.1}N) have been investigated. This is done in comparison to the reference compound ScN with a strong focus on identifying candidates for half-metallic or semiconducting ferromagnetic ground states. Within GGA, only Sc0.75Cr0.25N\rm Sc_{0.75}Cr_{0.25}N and Sc0.75Mn0.25N\rm Sc_{0.75}Mn_{0.25}N are found to be semiconducting and half-metallic, respectively. The use of hybrid functional changes drastically these finding, where Sc0.75Fe(Co,Ni)0.25N\rm Sc_{0.75}Fe(Co,Ni)_{0.25}N become half-metals and Sc0.75Cr(Mn)0.25N\rm Sc_{0.75}Cr(Mn)_{0.25}N are found both semiconductors. However, additional calculations assuming antiferromagnetic ordering revealed that Sc0.75Cr0.25N\rm Sc_{0.75}Cr_{0.25}N is the only compound of this series, which prefers an antiferromagnetic (and semiconducting) ground state. For the lower concentration, Sc0.9T0.1N\rm Sc_{0.9}T_{0.1}N, similar results have been predicted, and all the doped nitrides are found to prefer ferromagnetic ground state over an antiferromagnetic one.

Theoretical Study of Ternary CoSP Semiconductor: a Candidate for Photovoltaic Applications

The electronic structure of pyrite-type cobalt phosphosulfide (CoSP) has been studied using density-functional theory. The calculated band structure reveals the non-magnetic semiconducting character of the compound. The electronic structure is described through the electronic band structure and the densities of states. A band gap of 1.14 eV has been computed within standard GGA, a value which is enhanced using hybrid functional. It separates the upper part of the valence band dominated by Co-3d-t2g states from the lower part of the conduction band made exclusively of Co-3d-eg , above of which lie S-3p and P-3p ones. The obtained values are suitable for applications in solar cells, according to Shockley-Queisser theory of light to electric conversion efficiency. The origin of the larger CoSP band gap, with respect to the one of the promising FeS2 compound, is explained and the chemical bonding properties are addressed. A comparative picture is established where several similarities have been found, suggesting that CoSP could be for a great practical interest in photovoltaics.

Ab initio studies of magnetic properties of cobalt and tetracobalt nitride Co4_{4}N

Magnetic properties and bonding analyses of perovskite structure Co4_{4}N nitride have been investigated within density functional theory using both pseudo potential and all electron methods. In the same time, the structural and magnetic stability of pure cobalt in hexagonal close packed (HCP), face centered cubic (FCC) and body centered cubic (BCC) structures are reviewed. At equilibrium, non-spin polarized (NSP) and spin polarized (SP) calculations of the energy versus volume show that the ground state is ferromagnetic in both materials. HCP-Co is found to be more stable than the cubic ones. Magnetic moments of Co atoms in Co4_4N nitride respectively belonging to two different crystallographic sites are studied over a wide range of the cubic lattice constant, and a comparison with the FCC-cobalt one is given. The volume expansion in the nitride indicates that the corner CoI^{I} atoms show localized magnetism while face center CoII^{II} atoms exhibit an itinerant behavior. Like in FCC-Fe/Fe4_{4}N, a "low volume-low moment" and "large volume-high moment" behavior is observed for FCC-Co/Co4_4N. The density of states of the Co4_{4}N ferromagnetic ground state is interpreted within the rigid band model. The different bonding characters of CoI^I-N versus CoII^{II}-N are shown with help of electron localization fucntion ELF plots and spin resolved chemical bonding criteria.

Electronic structure and spin polarization of Fe1−x_{1-x}Mn(Co,Ni)x_xS2_2 alloys from first principles

Alloying effects by T=Mn,Co,Ni-substitution on FeS2_2 have been investigated using density-functional calculations. The ferromagnetic alloys Fe1−x_{1-x}Tx_xS2_2 have been investigated for concentrations x=14,12,34x=\frac{1}{4},\frac{1}{2},\frac{3}{4} together with the ground states of the pure compounds. The electronic structure is discussed with the goal to identify candidates for half metals, which are of interest for spintronics applications. We find interesting candidates at high concentration of the Mn-doped FeS2_2 and at low concentrations for Ni-doped materials. For the Mn alloys we also note the proximity to a low-spin to high spin transition. For Co-doped materials we reproduce the well known finding of half metallicity over the entire concentration range.

Electronic structure and crystal phase stability of palladium hydrides

The results of electronic structure calculations for a variety of palladium hydrides are presented. The calculations are based on density functional theory and used different local and semilocal approximations. The thermodynamic stability of all structures as well as the electronic and chemical bonding properties are addressed. For the monohydride, taking into account the zero-point energy is important to identify the octahedral Pd-H arrangement with its larger voids and, hence, softer hydrogen vibrational modes as favorable over the tetrahedral arrangement as found in the zincblende and wurtzite structures. Stabilization of the rocksalt structure is due to strong bonding of the 4d and 1s orbitals, which form a characteristic split-off band separated from the main d-band group. Increased filling of the formerly pure d states of the metal causes strong reduction of the density of states at the Fermi energy, which undermines possible long-range ferromagnetic order otherwise favored by strong magnetovolume effects. For the dihydride, octahedral Pd-H arrangement as realized e.g. in the pyrite structure turns out to be unstable against tetrahedral arrangement as found in the fluorite structure. Yet, from both heat of formation and chemical bonding considerations the dihydride turns out to be less favorable than the monohydride. Finally, the vacancy ordered defect phase Pd3H4 follows the general trend of favouring the octahedral arrangement of the rocksalt structure for Pd:H ratios less or equal to one.

Semiconducting (Half-Metallic) Ferromagnetism in Mn(Fe) Substituted Pt and Pd Nitrides

Using first principles calculations as based on density functional theory, we propose a class of so far unexplored diluted ferromagnetic semiconductors and half-metals. Here, we study the electronic properties of recently synthesized 4d 4d and 5d 5d transition metal dinitrides. In particular, we address Mn- and Fe-substitution in PtN2_2 and PdN2_2. Structural relaxation shows that the resulting ordered compounds, Pt0.75_{0.75}(Mn,Fe)0.25_{0.25}N2_2 and Pd0.75_{0.75}(Mn,Fe)0.25_{0.25}N2_2, maintain the cubic crystal symmetry of the parent compounds. On substitution, all compounds exhibit long-range ferromagnetic order. While both Pt0.75_{0.75}Mn0.25_{0.25}N2_2 and Pd0.75_{0.75}Mn0.25_{0.25}N2_2 are semiconducting, Fe-substitution causes half-metallic behavior for both parent materials.
